Zn-Doped P-Type InAs Nanocrystal Quantum Dots

Summary: Doped heavy metal-free III-V semiconductor nanocrystal quantum dots (QDs) have attracted great interest for both their fundamental doping characteristics and their applicability in p-n homojunction devices. In this study, p-type doping of InAs NCs was achieved through the use of Zn, allowing for control over the charge carrier type in InAs QDs field effect transistors. X-ray absorption spectroscopy analysis confirmed substitutional doping by Zn2+ replacing In3+. Surface passivation by Zn was also observed, leading to enhanced near infrared photoluminescence. This research paves the way for the fabrication of optoelectronic devices active in the short-wave infrared region using heavy-metal free nanocrystal building blocks.

ZnCl2 Mediated Synthesis of InAs Nanocrystals with Aminoarsine

It is found that ZnCl2 not only improves the size distribution of InAs NCs, but also acts as a ligand to passivate their surface. The addition of a Zn precursor enables the subsequent growth of a ZnSe shell, resulting in InAs@ZnSe core@shell NCs with high quantum yield.

Regulating Thiol Ligands of p-Type Colloidal Quantum Dots for Efficient Infrared Solar Cells

Ultra-Confined Visible-Light-Emitting Colloidal Indium Arsenide Quantum Dots

Diffusion dynamics controlled colloidal synthesis of highly monodisperse InAs nanocrystals

InAs Nanocrystals with Robust p-Type Doping

Summary: This study demonstrates the successful p-type doping of originally n-type InAs nanocrystals by post-synthetically doping with Cd, showing remarkable stability of hole conduction, mobility, and hysteretic behavior in Cd-doped InAs FETs compared to intrinsic InAs NCs FETs when exposed to air. Cd acts as a p-type dopant and also protects the nanocrystals from oxidation, setting the stage for implementing doped nanocrystal systems in printed electronic devices.
