Coordination and organometallic precursors of group 10 and 11: Focused electron beam induced deposition of metals and insight gained from chemical vapour deposition, atomic layer deposition, and fundamental surface and gas phase studies

I Utke et al.

Summary: Nanostructured materials made from group 10 and 11 elements have significant technological relevance. Focused electron beam induced deposition is the only technique capable of fabricating nanostructures with arbitrary shape and dimensions below 10 nm. However, the chemistry of this process is not well understood and requires further optimization.

Nanoscale Ruthenium-Containing Deposits from Ru(CO)4I2 via Simultaneous Focused Electron Beam-Induced Deposition and Etching in Ultrahigh Vacuum: Mask Repair in Extreme Ultraviolet Lithography and Beyond

Elif Bilgilisoy et al.

Summary: The precise deposition of nanoscaled structures is crucial for nanomaterial applications. This study successfully fabricated clean and well-defined Ru nanomaterials using highly focused electron beam-induced deposition. The study found that the deposition process competed with the electron-induced etching, resulting in lower Ru content initially. However, with increasing electron doses, the Ru content increased and the etching process became less pronounced. This research expands the possibilities of engineering nanostructured materials.

Summary: Focused-electron-beam-induced deposition (FEBID) is a nanopatterning technique that utilizes electrons to trigger the local dissociation of precursor molecules for deposit formation. Investigating stable gold precursors that selectively fragment under electron exposure in FEBID can expand the applicability of this method.

Summary: This study developed a method called focused-electron-beam-induced mass spectrometry (FEBiMS) for analyzing the fragmentation products of metalorganic compounds under electron irradiation. The results showed that FEBiMS is capable of investigating the fragmentation process of electron-sensitive materials within the energy range of scanning electron microscopes and has potential applications in studying fundamental and process parameters in various nanotechnology fields.

Dissociative ionization and electron beam induced deposition of tetrakis(dimethylamino)silane, a precursor for silicon nitride deposition

Po-Yuan Shih et al.

Summary: Motivated by the potential use in Focused Electron Beam Induced Deposition (FEBID), the reactivity of tetrakis(dimethylamino)silane (TKDMAS) towards low energy electrons and the composition of its deposits were studied. Significant fragmentation was observed in dissociative ionization (DI), with hydrogen transfer reactions and new bond formations playing a significant role. However, the nitrogen content in the deposits was surprisingly lower than expected. A post treatment protocol using water vapor was developed to remove unwanted carbon content in FEBIDs created from TKDMAS.

Relative cross sections and appearance energies in electron impact ionization and dissociation of mono-halogenated biphenyls

Maicol Cipriani et al.

Summary: A combined theoretical and experimental study on the fragmentation of mono-halogenated phenyls has been conducted, reporting the appearance energies of fragments and the energy dependence of their relative cross sections. While there is good agreement between experiment and theory for the loss of halogen along with hydrogen atoms, a considerable discrepancy is observed for ring rupture channels.
