N-polar GaN: Epitaxy, properties, and device applications

Summary: In recent years, GaN has become the material of choice for high power switching, high power RF and lighting applications. N-polar nitride heterostructures can provide benefits for these applications due to their intrinsic material properties. This article reviews the electronic and optical properties of N-polar (In, Ga, Al)N thin films and heterostructures, as well as the techniques used for their epitaxial growth. It also presents important process technologies developed for fabrication of N-polar GaN high electron mobility transistors.

N-polar GaN/AlGaN/AlN high electron mobility transistors on single-crystal bulk AlN substrates

Summary: Recent observations of high density polarization-induced electron gases in ultra-thin N-polar GaN layers on single-crystal AlN have allowed for the development of N-polar high electron mobility transistors (HEMTs) on AlN. These devices can take advantage of AlN's thermal and power handling capabilities, while also benefitting from N-polar structures like a strong back barrier. Experimental demonstrations of N-polar GaN/AlGaN/AlN HEMTs on single-crystal AlN substrates have shown promising performance, paving the way for RF electronics with excellent thermal management based on N-polar single-crystal AlN.

Fully epitaxial, monolithic ScAlN/AlGaN/GaN ferroelectric HEMT

Summary: In this Letter, fully epitaxial ScAlN/AlGaN/GaN based ferroelectric high electron mobility transistors (HEMTs) were demonstrated using molecular beam epitaxy. The fabricated ferroelectric gate HEMTs showed counterclockwise hysteretic transfer curves with a wide threshold voltage tuning range, a large ON/OFF ratio, and reconfigurable output characteristics. The high quality ferroelectric gate stack and effective ferroelectric polarization coupling lead to improved subthreshold performance. These results provide fundamental insight into the ferroelectric polarization coupling and threshold tuning processes in ferroelectric nitride heterostructures and have promising applications in next-generation electronics.

Polarity Control by Inversion Domain Suppression in N-Polar III-Nitride Heterostructures

Summary: Nitrogen-polar III-nitride heterostructures show advantages in high frequency and high power applications compared to metal-polar structures. However, polarity control in III-nitrides is difficult due to unintentional polarity inversion domains (IDs). In this study, we conducted a comprehensive structural investigation and thermodynamic analysis to understand the polarity evolution in low- and high-temperature AlN layers on on-axis and off-axis carbon-face 4H-SiC (000 (1) over bar) substrates. By controlling the Al supersaturation and substrate misorientation angle, we developed a polarity control strategy to achieve the desired growth mode and polarity. Our findings show that ID suppression is possible by achieving a step-flow growth mode on off-axis substrates for high-temperature AlN nucleation layers, and we successfully demonstrated high-quality N-polar epitaxial AlGaN/GaN/AlN heterostructures.

Ferroelectric YAlN grown by molecular beam epitaxy

Summary: We demonstrate ferroelectric switching in yttrium-doped nitride semiconductors. Yttrium 0.07Al0.93N films were grown on GaN/sapphire templates and exhibited a coercive field of 6 MV/cm and a switchable polarization of 130 mu C/cm(2). Ferroelectric switching was confirmed through capacitance-voltage loops and polarity-sensitive wet etching. This study expands the family of nitride ferroelectrics and opens up possibilities for applications in III-nitride based devices.

Interfacial Modulated Lattice-Polarity-Controlled Epitaxy of III-Nitride Heterostructures on Si(111)

Microstructural analysis of N-polar InGaN directly grown on a ScAlMgO4(0001) substrate

Summary: The characteristics of a N-polar InGaN layer grown on a SAM substrate without a low-temperature buffer layer were reported, showing tensile strain and a stoichiometry of In0.13Ga0.87N. Microstructural observation of the InGaN/SAM interface revealed that it occurs between the O atoms of the O-Sc SAM surface and the (Ga,In) atoms of InGaN.

Inverted N-polar blue and blue-green light emitting diodes with high power grown by metalorganic chemical vapor deposition

Summary: The N-polar orientation of GaN could be a promising option for the development of longer wavelength visible optoelectronics, benefiting from its high indium uptake. N-polar InGaN LED devices with an inverted p-side down configuration and buried tunnel junctions were successfully grown using metalorganic chemical vapor deposition. These devices exhibited record high light output power in the wavelength range of 450-509 nm, with up to 0.21 mW on-wafer at 20 A/cm(2) and an emission wavelength of 470 nm, showcasing significant performance improvement compared to previously reported N-polar LEDs and highlighting the potential of N-polar orientation in nitride optoelectronics.

Photoemission characterization of N-polar III-nitride photocathodes as candidate bright electron beam sources for accelerator applications

Summary: We report on the growth and characterization of a new class of photocathode structures made of III-nitride materials that can be operated in radio frequency guns. The structures leverage the strong polarization field of the materials to produce a negative electron affinity condition without using Cs. The experiments show high quantum efficiency and low transverse energy of emitted electrons, and surface morphology may contribute to the transverse energy.

A study on MOCVD growth window for high quality N-polar GaN for vertical device applications

Summary: Lateral N-polar GaN devices have shown better performance than Ga-polar GaN counterparts in mm-wave applications. This study focuses on the growth conditions for a vertical N-polar GaN device stack, aiming to improve the output power density. The results show that higher growth temperature and NH3 flow rate contribute to increased structural quality, while also causing an increase in surface roughness. The optimized sample exhibited excellent structural quality and low oxygen and carbon concentration, and showed a low screw dislocation density on the sapphire substrate.

Molecular beam homoepitaxy of N-polar AlN on bulk AlN substrates

Summary: In this study, N-polar AlN epilayers were successfully grown on the N-face of AlN substrates using plasma-assisted molecular beam epitaxy. In situ thermal deoxidation and Al-assisted thermal desorption were used to remove native surface oxides and impurities, resulting in successful homoepitaxy. The grown AlN layer exhibited smooth surface morphologies and low structural defect densities, with the presence of interesting inversion domains.

Molecular beam homoepitaxy of N-polar AlN: Enabling role of aluminum-assisted surface cleaning

Effect of nucleation layer thickness on reducing dislocation density in AlN layer for AlGaN-based UVC LED
