Investigation on electrical characteristics of TFTs fabricated with germanium films crystallized by atmospheric-pressure micro thermal plasma jet irradiation

Summary: Crystalline germanium (c-Ge) is successfully crystallized using an atmospheric-pressure micro thermal plasma jet (mu-TPJ) technique, resulting in high carrier mobility material. This technique enables the fabrication of thin-film transistors (TFTs) with high field-effect mobility and ON/OFF ratio suitable for low-temperature processes. The performance of TFTs is affected by the scanning speed of the plasma jet, suggesting the induction of different types of defects in the channel region.

Acceptor defects in polycrystalline Ge layers evaluated using linear regression analysis

Summary: In this study, the origin of acceptor defects in polycrystalline Ge thin films was investigated by modulating the crystallinity and electrical properties. The presence of two different acceptor levels was revealed, deep acceptor levels attributed to dangling bonds at grain boundaries, and shallow acceptor levels attributed to vacancies in grains. A machine learning-based simulation method was proposed for the analysis of physical properties and understanding and control of acceptor defects in polycrystalline Ge thin films.

Record-High Hole Mobility Germanium on Flexible Plastic with Controlled Interfacial Reaction

Summary: A semiconductor thin film with high carrier mobility was successfully fabricated on a flexible film by controlling the GeOx underlayer thickness and growth temperature. Oxygen diffusion from GeOx to Ge during the process produced large Ge grains with high crystal quality, leading to an improved hole mobility of Ge postannealing at 500 degrees C. The findings suggest the possibility of incorporating high-speed transistors on flexible devices, surpassing traditional Si metal-oxide-semiconductor field-effect transistors.

Sn Concentration Effects on Polycrystalline GeSn Thin Film Transistors

Summary: Thin-film transistor (TFT) applications of GeSn have attracted attention due to their ability to improve electronic device performance, with the appropriate amount of Sn effectively passivating defects in Ge and reducing the density of defect-induced acceptors and grain boundary traps to achieve a high Hall hole mobility (>200 cm(2) V-1 s(-1)). The performance of accumulation-mode TFTs fabricated under 400 degrees C strongly depended on the initial Sn concentration x(i), achieving both a high field-effect mobility (170 cm(2) V-1 s(-1)) and on/off ratio (10(3)) at x(i) = 1.6%. This performance was shown to be the highest among Ge-based TFTs with grain boundaries in the channel.

Strain effects on polycrystalline germanium thin films
