Observation of the Multilayer Growth Mode in Ternary InGaAs Nanowires

Summary: In the investigation, the growth behavior of ternary InGaAs nanowires has been analyzed in situ. It has been found that multilayer growth is more common in ternary nanowires than in binary nanowires, and the size of the multilayer stacks observed is larger than previously reported. The study also shows that multilayer growth is a dynamic process and can be initiated along with crystallographic defects and compositional changes.

Simulating Vapor-Liquid-Solid Growth of Au-Seeded InGaAs Nanowires

Growth selectivity control of InAs shells on crystal phase engineered GaAs nanowires

Summary: In this work, a two-fold selectivity control of InAs shells grown on crystal phase and morphology engineered GaAs nanowire core templates is demonstrated. The selectivity is driven by differences in surface energies of the core facets. Crystal phase selectivity is achieved by engineering the axial direction of the GaAs NW cores. Facet-dependent selectivity is achieved by additional morphology tuning of the core NWs. A 2-step growth approach is proposed to overcome the loss of selectivity with extended growth times. This work enables new functionalities in 1-D structures with high control over shell thickness and deposition selectivity.

Wurtzite InP microdisks: from epitaxy to room-temperature lasing

Summary: By elaborately combining selective area growth of fins and zipper-induced epitaxial lateral overgrowth, the epitaxy of wurtzite InP microdisks and related geometries on insulator has been achieved, enabling co-integration of diversely shaped crystals at precise position. The grown material possesses high phase purity and excellent optical quality characterized by STEM and mu-PL. Optically pumped lasing at room temperature is achieved in microdisks with a lasing threshold of 365 mu J cm(-2). Our platform could provide novel geometries for photonic applications.

Understanding Shape Evolution and Phase Transition in InP Nanostructures Grown by Selective Area Epitaxy

Summary: There is a strong demand for III-V nanostructures of different geometries and interconnected networks in quantum science applications, which can be achieved through selective area epitaxy (SAE). This study investigates the shape evolution and crystal structure of InP nanostructures grown by SAE on InP substrates of different orientations, and establishes a unified understanding to explain these observations. The research reveals a strong correlation between growth direction and crystal phase, and explains the polarity-induced crystal structure difference by thermodynamic variations between different planes.

2D Carrier Localization at the Wurtzite-Zincblende Interface in Novel Layered InP Nanomembranes

Summary: This study provides a deeper insight into the carrier dynamics in novel layered InP nanomembranes with large area of atomically sharp WZ-ZB interface. It observes two types of type II transitions, demonstrates strong two-dimensional carrier localization effect in the flat type II interface at low temperatures, and highlights the quenching of type II transitions due to thermal transfer of carriers to ZB conduction band. Additionally, interesting novel emission polarization behaviors of different transitions in this InP nanomembrane are also identified.
