(InxGa1-x)2O3 Thin Film Based Solar-Blind Deep UV Photodetectors with Ultra-High Detectivity and On/Off Current Ratio

Summary: This work reports the fabrication and performance of high performance solar-blind deep-UV photodetectors using (InxGa1-x)(2)O-3 thin films. The results show that controlling the In content in the films can achieve high sensitivity to solar-blind UV spectrum. Compared to Ga2O3, the (InxGa1-x)(2)O-3 films demonstrate enhanced performance due to the modulation of optical and electronic properties by In.

A state-of-art review on gallium oxide field-effect transistors

Summary: Gallium oxide (Ga2O3) is a promising ultra-wide bandgap semiconductor attracting increasing attention in high-power electronics, RF operation, and solar blind UV detectors. Recent research efforts have led to rapid advances in device design and performance of gallium oxide transistors. Various state-of-the-art structures and processes used in Ga2O3 based FETs have been summarized and compared, revealing the potential of Ga2O3 FETs. The prospect of Ga2O3 based FETs for high-power and RF applications is also analyzed.

First-principles study on the electronic properties of layered Ga2O3/TeO2 heterolayers for high-performance electronic devices

Summary: In this study, layered Ga2O3/TeO2 heterolayers were proposed to overcome the p-type conducting issue of layered Ga2O3. First-principles calculations were conducted to investigate their structural, electronic properties, and carrier mobility. The constructed heterolayers showed thermodynamic stability and type-II band alignment characteristic. Exceptionally high electron and hole mobilities were found in the heterolayers, and the ML Ga2O3/TeO2 heterolayer with AB stacking pattern exhibited significantly improved conductivity compared to pristine ML Ga2O3. The proposed Ga2O3/TeO(2) heterolayers are favorable for high-response detectors and high-frequency power devices.

Semiconducting Silicene: A Two-Dimensional Silicon Allotrope with Hybrid Honeycomb-Kagome Lattice

Summary: This study introduces a new hybrid honeycomb-kagome (hhk) structure into silicon lattice, proposing a novel hhk-silicene semiconductor with electronic bandgap comparable to bulk silicon and high electron mobility.
