Thermodynamic and Kinetic Effects on the Nucleation and Growth of ε/κ- or β-Ga2O3 by Metal-Organic Vapor Phase Epitaxy

Summary: This paper focuses on growing beta- and epsilon/kappa-Ga2O3 thin films using metal-organic vapor phase epitaxy on c-plane sapphire at temperatures between 610 and 650 degrees C. The study shows that tuning the growth rate of the film can result in obtaining both beta- and epsilon-Ga2O3, with the experimental findings discussed in the framework of classical nucleation theory and Ostwald's step rule to understand the interplay of thermodynamic and kinetic effects. Modeling a Ni/β-Ga2O3 Schottky barrier diode deposited by confined magnetic-field-based sputtering

Summary: In this study, a detailed numerical simulation was conducted to model the current-voltage characteristics of a nickel/beta-Ga2O3 Schottky barrier diode at different temperatures. SBDs produced using confined magnetic-field-based sputtering exhibit more stable electrical characteristics due to reduced defects caused by plasma and argon bombardment. Nickel diffusion during annealing reduces these defects by filling Ga vacancies and produces a new interfacial compound, (NixGa(1-x))(2)O-3 beta-Ga2O3, with different properties than beta-Ga2O3. The proposed model for Ni diffusion in beta-Ga2O3 demonstrates good agreement with measured values, especially at low forward voltages.

Low Temperature Modeling of Ni/β-Ga2O3 Schottky Barrier Diode Interface

Summary: Modeling of measured Ni/β-Ga-2 O-3 SBD using TCAD simulation allows for the separation of tunneling current from thermionic emission current, resulting in a reasonable ideality factor value. As temperature increases, the contribution of thermionic emission increases while tunneling decreases, leading to an ideality factor that is almost independent of temperature and close to unity.
