High-responsivity self-powered UV photodetector performance of pristine and V-doped ZnO nano-flowers

Summary: In this study, highly sensitive self-powered photodetectors (PDs) with V-doped ZnO nanoflower samples on an ITO glass substrate were developed. V-ZnO-based PDs showed higher photocurrent, shorter response/recovery times, and excellent responsivity, external quantum efficiency, and detectivity compared to pristine ZnO-based PDs.

Highly sensitive and self powered ultraviolet photo detector based on ZnO nanorods coated with TiO2

Summary: Spin coating and hydrothermal method were used to fabricate ZnO nanorods (NRs) coated with thin layers of TiO2 (ZnO@TiO2 NRs). SEM and X-ray diffraction analysis confirmed the morphology and structural stability of the prepared NRs. The optical band gaps of the NRs were estimated, showing a blue-shift towards the UV region. TiO2 coated ZnO NRs exhibited enhanced photocurrent and improved responsivity and detectivity in the UV region compared to bare ZnO NRs. Theoretical calculations using density-functional theory were performed to understand the electronic and optical properties of TiO2 coated ZnO heterostructure NRs.

Research advances in ZnO nanomaterials-based UV photode tectors: a review

Summary: This paper reviews the research progress of different types of ZnO UV PDs and summarizes the effects of different nanostructures on ZnO UV PDs in detail. In addition, physical effects such as piezoelectric photoelectric effect, pyroelectric effect, and three ways of heterojunction, noble metal local surface plasmon resonance enhancement and formation of ternary metal oxides on the performance of ZnO UV PDs were also investigated. The applications of these PDs in UV sensing, wearable devices, and optical communication are displayed. Finally, the possible opportunities and challenges for the future development of ZnO UV PDs are prospected.

Enhancement of UV detection properties of ZnO thin films via Ni doping

Summary: In this study, pure and Ni-doped ZnO thin films were prepared on glass substrates using the spray pyrolysis technique. XRD analysis confirmed the formation of a hexagonal ZnO phase. The size of the crystallite was determined to be 45.9 nm for the pure film. The presence of Ni in the films was confirmed by EDX analysis. The optical band gap decreased with Ni doping. The response time for doped films was faster compared to pure films, with the minimum response time being 0.09 s for Ni-7 wt% film and the minimum decay time being 0.07 s for Ni-1 wt% film.

Sunscreen-Inspired ZnO/PEG Composites for Flexible Ultraviolet Photodetectors with a Giant On-Off Ratio

Summary: This study proposes a novel strategy to enhance the performance of flexible photodetectors based on zinc oxide (ZnO) nanoparticles by incorporating poly(ethylene glycol) (PEG). By coating the ZnO/PEG composite on common printing paper, the flexible photodetector achieves high responsivity and large specific detectivity. The device also maintains satisfactory mechanical flexibility after long-term bending tests.

High-Efficiency ZnO-Based Ultraviolet Photodetector with Integrated Single-Walled Carbon Nanotube Thin-Film Heater

Summary: Recently, sol-gel-derived ZnO thin films have been studied for high-performance photodetectors, but they have lower crystallinity compared to vacuum-based grown ZnO films, resulting in poor photoreaction. This study combines a SWCNT heating system with sol-gel ZnO-based UV PDs, resulting in a significant improvement in photocurrent and response time. The embedded-SWCNT heater increases the temperature, leading to shorter rise and decay times of the sol-gel-derived ZnO PDs.

Ultrafast and Ultrabroadband UV-vis-NIR Photosensitivity under Reverse and Self-Bias Conditions by n+-ZnO/n-Si Isotype Heterojunction with >1 kHz Bandwidth

Summary: We report a high-performance broadband photodetector based on an n+-ZnO/n-Si isotype heterojunction. The heterojunction exhibits high-speed response for detecting a wide wavelength range from 300 to 940 nm under reverse and zero bias conditions. The device shows responsivity values up to 200 and 13 mA/W under reverse and zero bias, respectively, and has a photosensitivity of up to 1.2 x 103 under self-bias. Moreover, the n+-ZnO/n-Si heterojunction demonstrates ultrafast photoresponse with a response time in the range of 60-120 μs and a cutoff frequency exceeding 2000 and 1100 Hz under reverse and zero bias, respectively.

Investigation of ambient regulated enhanced photo-responsive properties of GO-ZnO and transition metal doped GO-ZnO nanocomposite: Improved photocurrent and swift response

Summary: A UV photodetector was fabricated by synthesising zinc oxide (ZnO) on fluorine doped tin oxide (FTO) thin film using a one-pot synthesis method. The incorporation of graphene oxide (GO) in the ZnO growth solution increased the UV photocurrent by up to 300%, while cooper doping of the GO-ZnO nanocomposite enhanced the response time by 22%. The addition of GO (0.1%-10%) in the ZnO growth solution enhanced the photo-responsive property and confirmed the increased growth of nano-flake like ZnO nanostructure from FE-SEM images. The FTO/0.5% GO-ZnO device showed improved photocurrent, responsivity, EQE, and specific detectivity compared to other devices.

Enhancement of performance of Ga incorporated ZnO UV photodetectors prepared by simplified two step chemical solution process

Summary: This study establishes the UV photodetector capability of Zinc Oxide (ZnO) and Gallium-incorporated ZnO (GZO) thin films prepared by a simplified two-step chemical bath deposition technique. The study characterizes the prepared UV detectors and investigates their properties using various analytical tools. The results show that Ga doping improves the crystallinity of the films and enhances their absorption of UV light. The study also calculates the photo-detectivity, responsivity, and external quantum efficiency of the UV detectors, demonstrating the potential of GZO films as sensitive UV detectors.

A new approach to fabrication of UV photodiodes based on ZnO/PPy on carbon clothe substrate

Summary: In this study, a novel UV photodetector was fabricated using carbon fibers as the substrate, zinc oxide nanorods, and polypyrrole nanoparticles. The detector showed excellent mechanical and thermal stability due to the use of high temperature tolerant and conductive flexible carbon fibers. The photodetector exhibited enhanced UV photoelectric properties, detecting short wavelengths including 250 nm in the UVC region with high sensitivity compared to detectors based on pure ZnO nanorods.

Fabricating and investigating high photoresponse UV photodetector based on Ni-doped ZnO nanostructures

Summary: In this study, different concentrations of Ni-doped ZnO nanostructures were successfully prepared and evaluated. The incorporation of Ni into ZnO changed the shape of nanostructures and caused a blue shift in UV-visible spectra. UV photodetectors based on ZnO: Ni samples showed improved photoresponse time, with the sample doped with 7% Ni exhibiting the highest response rate.

Controlling the performance of one-dimensional homojunction UV detectors based on ZnO nanoneedles array

Enhanced-Performance Self-Powered Solar-Blind UV-C Photodetector Based on n-ZnO Quantum Dots Functionalized by p-CuO Micro-pyramids
