Vertical full-colour micro-LEDs via 2D materials-based layer transfer

Jiho Shin et al.

Summary: Researchers have developed a full-color, vertically stacked micro-LED (mu LED) with the highest array density and smallest size reported so far. This was achieved using a two-dimensional materials-based layer transfer technique, enabling the growth of RGB LEDs with submicron thickness on two-dimensional material-coated substrates, followed by stacking and top-down fabrication. This technology not only opens up new possibilities for full-color mu LED displays in augmented and virtual reality applications, but also provides a generalizable platform for other three-dimensional integrated devices.

Modulation of Remote Epitaxial Heterointerface by Graphene-Assisted Attenuative Charge Transfer

Yuning Wang et al.

Summary: Remote epitaxy (RE) is a prospective universal growth strategy that utilizes the penetration of substrate polarity through two-dimensional materials (2DMs) to act on the epi-layer. However, the role of 2DMs in RE has not been deeply investigated. This study realizes the RE of single-crystal films on the weakest polarity/iconicity substrate and reveals its essence physical properties.

Long-Range Orbital Hybridization in Remote Epitaxy: The Nucleation Mechanism of GaN on Different Substrates via Single-Layer Graphene

Yipu Qu et al.

Summary: In this study, remote homo- and heteroepitaxy of GaN nucleation layers were grown by metal organic chemical vapor deposition on different substrates, and the nucleation mechanism and interface interactions were investigated. The results showed that substrate polarity affects the atomic nucleation density of GaN, and the crystal properties of the substrate play a crucial role in the in-plane orientation relationship of the nucleation layers and substrate. These findings are important for the rapid and large-area preparation of single-crystal GaN films.

Demonstration of epitaxial growth of strain-relaxed GaN films on graphene/SiC substrates for long wavelength light-emitting diodes

Summary: This study demonstrates the epitaxy of strain-relaxed GaN films on graphene/SiC substrates by metal-organic chemical vapor deposition. Pre-treatment of graphene with nitrogen plasma can facilitate nucleation sites for epitaxial growth. The incorporation of graphene helps reduce biaxial stress in GaN films and improves indium-atom incorporation in InGaN/GaN multiple quantum wells, leading to a red-shift in the light-emitting wavelength of the structure.
