Uniform nucleation and epitaxy of bilayer molybdenum disulfide on sapphire

Lei Liu et al.

Summary: This study reports the successful nucleation of bilayer molybdenum disulfide (MoS2) on c-plane sapphire, achieving uniformity in the nucleation process. The design of atomic terrace height on c-plane sapphire allows for an edge-nucleation mechanism and the coalescence of MoS2 domains into continuous, centimeter-scale films. Field-effect transistor devices based on bilayer MoS2 channels show improved mobility and reduced variation compared to monolayer films.

Near-ideal van der Waals rectifiers based on all-two-dimensional Schottky junctions

Xiankun Zhang et al.

Summary: In this study, a near-ideal rectifier in all-2D Schottky junctions composed of 1T-MoTe2 and monolayer MoS2 was reported, demonstrating an efficient strategy to address Fermi pinning effects and increase Schottky barrier height. By optimizing the van der Waals integration of the two 2D materials and reducing intrinsic defect doping in MoS2, the Schottky barrier width was effectively enlarged by 59%. The rectifier showed a near-unity ideality factor, high rectifying ratio, and exceptional external quantum efficiency, suggesting a promising alternative to enhance the performance of 2D-material-based electronic devices.

Ultralow contact resistance between semimetal and monolayer semiconductors

Pin-Chun Shen et al.

Summary: The article discusses achieving ohmic contact between semimetallic bismuth and semiconducting monolayer transition metal dichalcogenides, suppressing metal-induced gap states and significantly reducing contact resistance. Experimental results demonstrate zero Schottky barrier height and high on-state current density on multilayer MoS2.

Single-Atom Vacancy Doping in Two-Dimensional Transition Metal Dichalcogenides

Xiankun Zhang et al.

Summary: This article summarizes the progress of single-atom vacancy doping in 2D TMDCs and its applications in optoelectronic and electronic devices. It discusses the common defects and the density-largest-defect type in 2D TMDCs, as well as the healing and manufacturing strategies of chalcogen vacancies. The doping mechanism of single-atom vacancies in 2D TMDCs and their regulation of electrical properties are clarified, along with the correlations between chalcogen vacancies and optical signals from Raman and photoluminescence spectroscopies. Additionally, it reviews the current applications of single-atom vacancy doping in 2D TMDCs materials and points out potential challenges and future development trends for next-generation electronic and optoelectronic devices.
