Summary: In this article, we present a new method for heterodyne detection using an antenna-coupled AlGaN/GaN high-electron-mobility transistor integrated on a hyper-hemispheric silicon lens at room temperature. The performance of the detector, including responsivity, noise levels, and dynamic source-drain resistance, is characterized and analyzed at different power levels. We also identify the factors that contribute to elevated noise and saturation in responsivity and discuss possible solutions to reduce noise and conversion loss.

THz detection and amplification using plasmonic field effect transistors driven by DC drain currents

Summary: This study presents the numerical and theoretical results of sub-THz and THz detection using a current-driven InGaAs/GaAs plasmonic field-effect transistor (TeraFET). New equations are developed to explain the channel length dependence of the drain voltage and saturation current. Numerical simulation results show that the effect of drain bias current on the source-to-drain response voltage varies with the device channel length.

Tunnel field-effect transistors for sensitive terahertz detection

Summary: The research addresses the challenge of ac-to-dc conversion in the sub-terahertz domain using tunnel field-effect transistors made of bilayer graphene. By creating a lateral tunnel junction and coupling it to an antenna exposed to THz radiation, high responsivity and low-noise detection are achieved. Switching from intraband Ohmic to interband tunneling regime significantly increases detectors' responsivity, showing the potential application of tunnel transistors for THz detection and the promising platform of BLG.

Ultrashort Pulse Detection and Response Time Analysis Using Plasma-Wave Terahertz Field-Effect Transistors

Summary: The response characteristics of plasmonic terahertz field-effect transistors (TeraFETs) under femtosecond and picosecond pulse excitation were studied, revealing two distinctive pulse detection modes - short pulse mode and long pulse mode. In the short pulse mode, the response is a sharp pulse oscillatory decay, while in the long pulse mode, there are two oscillatory decay processes in the response profile. The ultimate response time in the long pulse mode is significantly higher than that in the short pulse mode.

Collision dominated, ballistic, and viscous regimes of terahertz plasmonic detection by graphene

Summary: The study investigated the terahertz detection performance and operating regimes of graphene plasmonic FETs using a hydrodynamic model. Continuous wave detection simulations showed similar response sensitivity to other materials, while pulse detection results indicated a very short response time favored rapid/high-sensitively detection. Analysis on the mobility dependence of response time revealed similar detection regimes to traditional semiconductor materials.

A graphene-based dual-band THz absorber design exploiting the impedance-matching concept

Summary: The THz wave absorber is designed with a unique concept and method to ensure zero transmission of THz waves through the structure. It incorporates multiple layers and arrays of graphene patterns, modeling them with a circuit model approach for precise impedance calculation and device behavior prediction. By tuning the structural parameters using impedance-matching theory, perfect dual-band absorption is achieved at frequencies of 5.5 and 8.5 THz with the ability to robustly tune absorption peaks.
