Low-Temperature Direct Synthesis of Multilayered h-BN without Catalysts by Inductively Coupled Plasma-Enhanced Chemical Vapor Deposition

Summary: In this study, thick multilayered hexagonal-boron nitride (h-BN) films with a thickness exceeding 5 nm were directly synthesized on semiconducting and insulating substrates at low temperatures using borazine as the precursor material. The synthesis parameters, including temperature, radio frequency power, N2 flow rate, and H2 flow rate, were investigated to determine their effects on the quality and thickness of the h-BN crystals. The introduction of N2 and H2 carrier gases significantly influenced the deposition rate and increasing the carrier gas flow rate improved the h-BN crystal quality. The results obtained in this study provide valuable insights for the development of 2D materials for electronics applications.
