Plasma etching of the trench pattern with high aspect ratio mask under ion tilting

Summary: In this study, a method was developed to evaluate the plasma etching result in high-aspect-ratio trenches with ion tilting. The natural sheath curvature at the wafer edge was utilized for the evaluation. It was found that ion tilt had a significant impact on etch characteristics, including etch-stop, asymmetric and vertical etching, depending on the arrangement, location, and aspect ratio of the trench. The relationship between the electric field angle and the critical angle for ions reaching the trench bottom was analyzed to understand the etching mechanism.

Improving detection of plasma etching end point using light compensation on optical emission spectra

Summary: In the high-performance memory manufacturing process, the sensitivity of optical signal detection is low due to the small open ratio and high aspect ratio of the hole in the HARC hole dry etching process. This study proposes the use of a xenon flashlamp for optical signal compensation to improve the detection sensitivity of the etching end point during the HARC hole dry etching process.

Discharge physics and atomic layer etching in Ar/C4F6 inductively coupled plasmas with a radio frequency bias

Summary: Atomic layer etching (ALE) is an emerging damage-less etching technology for semiconductor fabrication with a feature size of less than 10 nm. This study comprehensively investigated the discharge physics of ICPs with a radio frequency (RF) bias and Ar/C4F6 mixture for ALE, optimizing the discharge condition and achieving etch thicknesses of 0.5-2.0 nm per cycle on various thin films. Fine etch profiles were obtained on patterned wafers.
