Evaluation of Solder Joint Reliability in 3D Packaging Memory Devices under Thermal Shock

Multilayer Laminated Copper Electrodeposits and Their Mechanical Properties

Summary: This study investigates the influence of copper foil thickness on the mechanical properties from the perspective of crystallographic microstructure. Two electroplating methods are proposed to enhance the mechanical properties of copper foils by forming multilayer laminated structures. Cycling between electroplating solutions with different additive concentrations or modulating the current density can control the recrystallization behavior and improve the mechanical properties.
