Isotropic TFT Characteristics in the {100}-Oriented Grain-Boundary-Free Laser-Crystallized Si Thin Films

Summary: Isotropic TFT characteristics are achieved in a {100}-oriented grain-boundary-free 60 nm thick Si film obtained by continuous-wave laser lateral crystallization. The film contains both grain boundaries and sub-boundaries, with misfit angles of theta > 15 degrees and theta < 15 degrees, respectively. The mobility, threshold voltage, and subthreshold swing in the parallel and perpendicular TFTs exhibit similar behavior, with maximum mobilities of 695 and 663 cm(2)/Vs, respectively. The trap-state density in the sub-boundaries is significantly lower than that in the grain boundaries, and a new carrier transport model is proposed for current flow across the sub-boundary.

Effect of Cooling Rate during Thermal Processes on the Electrical Properties of Cast Multi-Crystalline Silicon

Summary: This study employed PL imaging techniques and a minority carrier lifetime test system to investigate the effects of cooling rate on the interstitial iron concentration, structural defects' recombination activity, and minority carrier lifetime in cast multicrystalline silicon. The results showed that higher cooling rates led to increased Fe-i concentration, recombination active dislocations and grain boundaries, and decreased minority carrier lifetime.

Formation of silicon layer through aluminothermic reduction of quartz substrates

Summary: Silicon films were synthesized through high-temperature reduction of quartz substrates using an aluminothermic reaction. The results showed that the silicon content, crystalline structure, and quality of the obtained films were influenced by the reaction temperature and the thickness of the deposited aluminum layer. The reduction mechanism and ternary phase diagram were discussed using XRD and EDS data. Additionally, the thickness of the deposited aluminum layer on the quartz substrates also affected the crystalline nature of the silicon films.

Micro-Raman investigation of p-type B doped Si(100) revisited

Summary: In this study, the doping concentration of B doped single-crystal Czochralski Si(1 0 0) wafers was accurately monitored via micro-Raman spectroscopy. The characteristics of the Si peak were observed to change with doping concentration, showing linear dependencies for both peak widening and frequency-softening. Furthermore, a linear relationship between the reciprocal Fano asymmetry parameter and excitation energy was verified, providing a direct estimate of the hole-phonon interaction strength.
