Design Insights Into Switching Performance of Germanium Source L-Shaped Gate Dopingless TFET Based on Cladding Layer Concept

Summary: This article presents a germanium source dopingless tunnel field-effect transistor (TFET) that utilizes a cladding layer concept to induce a hole layer in the intrinsic germanium source. By using a semiconductor-semiconductor junction, the formation of silicide in the source region is eliminated, allowing for modulation of the energy bands. The proposed device is CMOS compatible and its DC performance, including quantum confinement effects and nonidealities, has been investigated. The achieved results make it a promising candidate for digital applications.

Junctionless tunnel field-effect transistor with a modified auxiliary gate, a novel candidate for high-frequency applications

Summary: In this paper, a novel junctionless tunnel field-effect transistor (TFET) with a tunneling gate and a modified auxiliary gate is proposed. The tunneling gate enhances the DC/AC performance, while the auxiliary gate suppresses ambipolar conduction. The uniformly doped Silicon body eliminates concerns about dopant diffusion and the formation of abrupt P-N junctions. The compatibility with CMOS technology is also demonstrated, and the impact of non-idealities and quantum confinement is thoroughly investigated.

Vertical Cladding Layer-Based Doping-Less Tunneling Field Effect Transistor: A Novel Low-Power High-Performance Device

Summary: This article introduces a novel vertical doping-less tunnel field-effect transistor (TFET) which utilizes a cladding layer to engineer the energy bands in the source region. The fabrication process flow of this highly scalable TFET is presented, and the switching and analog/RF performance of the device are studied using a calibrated numerical simulator. The impact of different structural parameters and parasitic phenomena on the device performance is investigated. The obtained results show that the transistor exhibits desirable analog and digital performance.
