Highly uniform resistive switching characteristics of Ti/TaOx/ITO memristor devices for neuromorphic system

Dongyeol Ju et al.

Summary: This study focused on the uniformity and potential applications of Ti/TaOx/ITO devices in neuromorphic systems. The devices' thickness and chemical composition were verified using transmission electron microscopy (TEM). The I-V curves of the devices were controlled by compliance current and reset voltage, and multilevel characteristics were demonstrated for high-density memory and neuromorphic systems. Improvement was made to enhance the linearity of potentiation and depression for better pattern recognition accuracy in a neural network. Spike-timing-dependent plasticity (STDP) was performed to mimic Hebbian learning. ©2023 Elsevier B.V. All rights reserved.

Enhanced Resistive Switching and Synaptic Characteristics of ALD Deposited AlN-Based RRAM by Positive Soft Breakdown Process

Seyeong Yang et al.

Summary: Nitride film has been playing an important role as a diffusion barrier in the semiconductor field and has attracted researchers' attention as a new storage medium in next-generation memories. In this study, a Pt/AlN/TaN device was investigated for resistive random-access memory (RRAM) application. The resistive switching properties of the AlN thin film formed by atomic layer deposition (ALD) were examined. The unique switching feature under positive voltage and typical bipolar switching under negative voltage were observed. Good retention, DC, and pulse endurances were achieved, and the electronic behaviors were analyzed through X-ray photoelectron spectroscopy (XPS) and the current-voltage (I-V) linear fitting model.

Summary: This paper investigates a new Ti/HfO2:Al/Pt sandwiched structure for resistive switching characteristics, studying the variation in conductance under different amplitudes and voltage pulse widths. It was found that the switching parameters in resistive random-access memory (RRAM) are impacted by the initial conductance states. The device can achieve a preset resistance value range by energizing a single voltage amplitude pulse, and it can be used for neuromorphic applications to simulate the strength change observed in biological synapses.

Tunable Synaptic Characteristics of a Ti/TiO2/Si Memory Device for Reservoir Computing

Jinwoong Yang et al.

Summary: This study fabricates and characterizes a Ti/TiO2/Si device with different dopant concentrations for neuromorphic systems. The device exhibits interface-type bipolar resistive switching with long-term memory, and achieves pattern-recognition accuracy over 85% using conductance as weight in the network. Short-term memory characteristics are investigated, showing that dynamic range is controlled by pulse amplitude and conductance decay depends on pulse interval. A reservoir computing system is built using the short-term effect of the device, allowing differentiation of 16 states for pattern recognition.
