Degradation and Recovery of GaN HEMTs in Overvoltage Hard Switching Near Breakdown Voltage

Summary: This article presents a comparative study of the parametric shift and recovery of three mainstream GaN HEMTs in repetitive overvoltage switching. The study shows that the devices exhibit shifts in threshold voltage and saturation current during the switching process, and these shifts saturate in a short period of time. The recovery process is dominated by hole detrapping and through-gate removal, with the gate stack playing a significant role. The article also suggests effective methods for poststress recovery.

Reports on large-area Ga2O3 power devices have emerged globally, going beyond device demonstration to packaging, testing, and evaluation. Ga2O3 is the only wide bandgap semiconductor reaching these milestones for power device development. This paper provides a timely review on ampere-class Ga2O3 power devices, covering their electrical performance, switching characteristics, packaging and thermal management, and ruggedness and reliability.

Enhanced gain and detectivity of unipolar barrier solar blind avalanche photodetector via lattice and band engineering

Summary: By lattice and band engineering, Zhang et al. constructed a unipolar barrier avalanche photodiode with suppressed dark current and reinforced reverse breakdown. Ga2O3-based solar blind avalanche photodetectors exhibit low voltage operation, optical filter-free and monolithic integration of photodetector arrays, and therefore they are promising to be an alternative to the bulky and fragile photomultiplier tubes for weak signal detection in deep-ultraviolet region. These findings provide insights into precise manipulation of band alignment in avalanche photodetectors, and also offer exciting opportunities for further developing high-performance Ga2O3-based electronics and optoelectronics.

NiO/β-(AlxGa1-x)2O3/Ga2O3 heterojunction lateral rectifiers with reverse breakdown voltage >7 kV

Summary: NiO/beta-(AlxGa1-x)(2)O-3/Ga2O3 heterojunction lateral geometry rectifiers with diameter 50-100 mu m exhibited high reverse breakdown voltages. The Si-doped alloy layer grown by metal organic chemical vapor deposition had an Al composition of approximately 21%. The rectifiers demonstrated low on-state resistances and high on/off ratios, making them highly efficient for power applications.

Diffusion of Sn donors in β-Ga2O3

Summary: The diffusion of the n-type dopant Sn in beta-Ga2O3 was studied using secondary-ion mass spectrometry combined with hybrid functional calculations. It was found that Ga vacancies mediate the migration of Sn through the formation and dissociation of intermittent mobile VGaSnGa complexes. The migration barrier for the VGaSnGa complex was determined to be 3.0 +/- 0.4 eV, consistent with theoretical predictions using the nudged elastic band method.

Large-size (1 7 x1.7 mm2) β-Ga2O3 field-plated trench MOS-type Schottky barrier diodes with 1.2 kV breakdown voltage and 109 high on/off current ratio

Summary: High forward and low leakage current trench MOS-type Schottky barrier diodes (MOSSBDs) were fabricated with a field plate on a 12 μm thick epitaxial layer grown on a beta-Ga2O3 (001) substrate by halide vapor phase epitaxy. The MOSSBDs, measuring 1.7 x 1.7 mm², exhibited a forward current of 2 A (70 A cm(-2)) at 2 V forward voltage and a leakage current of 5.7 x 10(-10) A at -1.2 kV reverse voltage. The ideality factor was 1.05 and the wafer-level specific on-resistance was 17.1 m Omega.cm(2).

The role of surface pretreatment by low temperature O2 gas annealing for β-Ga2O3 Schottky barrier diodes

Summary: This study investigates the improvement of electrical performance in beta-Ga2O3 based Schottky barrier diodes (SBDs) through low temperature O-2 gas annealing pretreatment. The results show improved electrical performance and uniformity, indicating that passivation of oxygen vacancies at the surface and lowering of Schottky barrier height (SBH) occur during this pretreatment. X-ray photoelectron spectroscopy (XPS) measurements and first-principles modeling provide insights into the mechanism, revealing that the SBH lowering is consistent with the change in interface dipole at the W/Ga2O3 interface and is caused by the elimination of V-O. This work demonstrates an effective approach to enhance the electrical performance of beta-Ga2O3 SBDs by engineering the interface.

Variable temperature probing of minority carrier transport and optical properties in p-Ga2O3

Summary: Electron beam-induced current was used to measure the minority carrier diffusion length in p-Ga2O3 thin films grown through metal-organic chemical vapor deposition at temperatures ranging from 304 to 404 K. The diffusion length of electrons decreased as the temperature increased. Additionally, cathodoluminescence emission spectroscopy identified optical signatures of acceptor levels associated with the V-Ga(-)-V-O(++) defect complex. The activation energies for the decrease in diffusion length and the quenching of cathodoluminescence emission with increasing temperature were attributed to the thermal de-trapping of electrons from the V-Ga(-)-V-O(++) defect complexes.
