Surface Passivation of III-V GaAs Nanopillars by Low-Frequency Plasma Deposition of Silicon Nitride for Active Nanophotonic Devices

Summary: This article reports on an experimental study on the passivation effect of GaAs/AlGaAs nanopillars using ammonium sulfide chemical treatment followed by dielectric coating. The results show that the best surface passivation is achieved using ammonium sulfide followed by encapsulation with a thin layer of silicon nitride by low-frequency plasma-enhanced chemical deposition.

The photoluminescence characteristics of GaAs surface by plasma treatment

Summary: The study investigated the effect of plasma treatment on the photoluminescence of GaAs surface by Ar, O2 and Ar/O2 mixed plasma, and discussed the influence of process parameters. It was found that optimizing process parameters can weaken or even eliminate the PL degradation caused by plasma treatment.
