Two-dimensional complementary gate-programmable PN junctions for reconfigurable rectifier circuit

In this study, we propose an approach of complementary gate-programmable PN junctions to assemble a reconfigurable rectifier circuit that can effectively reconfigure the circuit and process high-frequency signals.

Vertical Nonvolatile Schottky-Barrier-Field-Effect Transistor with Self-Gating Semimetal Contact

Summary: A vertically stacked multilayered graphene (MGr)-molybdenum disufide (MoS2)-tungsten ditelluride (WTe2) nonvolatile Schottky-barrier-field-effect transistor (NSBFET) is reported. The NSBFET integrates electrode and self-gating function using semimetal WTe2 with charge-trapping effect. The programmable effective Schottky barrier height offset allows for the integration of nonvolatility and reconfigurable self-powered photo response, enabling multiple optical sensing and computing capabilities.

Contact-engineered reconfigurable two-dimensional Schottky junction field-effect transistor with low leakage currents

Summary: Researchers have developed a reconfigurable Schottky junction field-effect transistor (SJFET) based on 2D materials, which exhibits balanced and switchable n- and p-unipolarity with an on/off ratio greater than 10^6 and static leakage power consumption reduced to 10^-5 nW. The SJFET functions as a reversible Schottky rectifier with adjustable rectifying ratio, enabling reconfigurable photovoltaic performance. This work paves the way for the development of low-power-consumption photovoltaic logic circuits using reconfigurable 2D devices.

Dual-Ferroelectric-Coupling-Engineered Two-Dimensional Transistors for Multifunctional In-Memory Computing

Summary: This study explores the use of dual-gate two-dimensional ferroelectric field-effect transistors (2D FeFETs) as basic devices to address in-memory computing in both digital and analog spaces. Rich logic functionalities and key synaptic functions were achieved by diversifying the electrostatic behaviors in these transistors. A half-adder circuit was successfully constructed, and the potential for neuromorphic computing was demonstrated at the device and system levels.
