Room temperature annealing of SnS2 films with electron impulse force

High Field-Effect Mobility and On/Off Current Ratio of p-Type ALD SnO Thin-Film Transistor

Summary: High-performance p-type thin-film transistors (TFTs) with high field-effect mobility and high on/off current ratios (Ion/Ioff) were achieved by engineering the microstructure and surface morphology of the atomic layer-deposited (ALD) SnO channel layer. ALD SnO films grown at 225 degrees C exhibited excellent crystallinity and dense, smooth surfaces, resulting in superior field-effect mobility of 6.13-7.24 cm2/V·s without requiring high-temperature post-annealing. Optimization of the SnO channel thickness suppressed off-state leakage current and yielded excellent TFT switching performance with an Ion/Ioff value of 104-105. ALD Al2O3 film backchannel passivation improved subthreshold swing characteristics by reducing surface defect states, highlighting the importance of synergistic control of microstructure, surface morphology, and thickness in ALD SnO channels for high-performance p-type SnO TFTs.

Application of Total Ionizing Dose Radiation Test Standards to SiC MOSFETs

Summary: This study investigates the effects of total ionizing dose (TID) on silicon carbide (SiC) devices and evaluates the applicability of existing TID test standards. The results show that radiation-induced positive oxide trapped charges cause a shift in the threshold voltage of SiC MOSFETs, but this shift can be recovered through annealing. Therefore, the existing TID test standards are applicable for evaluating the radiation hardness level of SiC MOSFETs, but the threshold voltage shift due to high temperature-gate bias (HTGB) should be considered.

Non-Thermal Annealing of Gamma Irradiated GaN HEMTs with Electron Wind Force

Summary: This study introduces a non-thermal annealing technique that uses high current density pulses to target and mobilize defects in electronic devices. Experimental results show that this technique can partially recover the irradiation-induced damage and restore the characteristics of the devices under certain temperature conditions. Highly Stable Oxide Thin-Film Transistor-Based Complementary Logic Circuits under X-ray Irradiation

Summary: A radiation-hard oxide-thin-film transistor-based CMOS logic circuit composed of p-type tin oxide and n-type indium gallium zinc oxide thin-film transistors was proposed. The oxide thin films exhibited excellent radiation stability and durability under high dose X-ray irradiation, with only slight changes in chemical states observed. The CMOS inverter fabricated using these oxide TFTs showed typical voltage transfer characteristics and sustained performance even after high dose X-ray irradiation. This study demonstrates the potential for oxide-TFT-based CMOS logic circuits to be used in high-performance and radiation-robust large-area electronic systems operating in harsh X-ray environments.

In Situ Local Oxidation of SnO Induced by Laser Irradiation: A Stability Study
