Unlocking AlN Piezoelectric Performance with Earth-Abundant Dopants

Summary: The increasing demand for high-performance piezoelectric materials has led to a search for better alternatives to the widely used lead zirconate titanates (PZT) due to their toxicity and thermal stability issues. Doping aluminum nitride (AlN) with scandium (Sc) significantly improves its piezoelectric response. However, the high cost and challenges in fabricating stable films with rare-earth dopants limit their industrial applications. This study combines ab initio calculations with fabrication and experimentation to identify earth-abundant dopants for AlN, and finds that titanium, zirconium, and hafnium induce large piezoelectric enhancements comparable to Sc. This work provides a sustainable and affordable path for the development of next-generation electronics.

Large piezoelectricity response in Li and Ti (or Zr) co-alloyed w-AlN

Summary: By co-alloying w-AlN with Li+ and Ti4+ (or Zr4+) in a ratio of 1:2, the piezoelectric performance of w-AlN can be significantly enhanced, surpassing that of Sc-alloyed w-AlN. The improved piezoelectricity of the co-alloyed w-AlN is attributed to the elastic softening, the increased Born effective charge (Z*), and the decreased internal strain sensitivity (du/d delta).

AlScN-on-SiC Thin Film Micromachined Resonant Transducers Operating in High-Temperature Environment up to 600 °C

Summary: This study demonstrates the experimental performance of aluminum scandium nitride (AlScN)-on-cubic silicon carbide (SiC) heterostructure thin film micromachined resonant transducers at high temperatures up to 600 degrees C. The investigation of macroscopic and microscopic vibrations using ultrasensitive laser interferometry and Raman spectroscopy reveals the temperature coefficients of resonance frequency and the potential applications of higher-order modes as high-temperature-tolerant sensors or detectors. The correlation between the phonon modes and temperature variation suggests the role of residual strain in mediating the vibrations in the crystal lattice and the diaphragm.

Large piezoelectric and elastic properties in B and Sc codoped wurtzite AlN

Summary: In this study, the piezoelectric stress coefficient (e(33)) and elastic constant (C-33) of AlN-based materials were simultaneously enhanced by adding boron (B) in the ScxAl1-xN system, as demonstrated by first-principles calculations. The improvement in C-33 was attributed to the shorter and stiffer B-N bonds in B0.125Scx-0.125Al1-xN compared to ScxAl1-xN, while the enhancement in e(33) mainly resulted from a larger sensitivity of atomic coordinates to strain.

High-order mode bulk acoustic wave resonators based on polarity-inverted SiAlN/AlN multilayered films for high-frequency operation

Summary: This study investigated the effect of Si doping on AlN films and fabricated polarity-inverted SiAlN/AlN film high-overtone bulk acoustic wave resonators (HBARs). The polarity of the films inverted with increasing Si concentration, leading to degradation in crystal orientation and electromechanical coupling factor. Experimental results showed that insertion loss improved with an increasing number of polarity-inverted layers.

Preparation of YbAlN piezoelectric thin film by sputtering and influence of Yb concentration on properties and crystal structure

Summary: In this study, ytterbium (Yb) was proposed as an effective dopant in aluminum nitride (AlN) for piezoelectric applications. Sputtering conditions for YbxAl1-xN films were optimized, resulting in high-quality films with good piezo response, achieving a maximum d(33) value of approximately 12 pC/N, twice that of non-doped AlN. Crystallographic analysis using X-ray diffraction indicated similarities in the influence of Yb concentration on crystal structure compared to scandium (Sc), with differences observed at high Yb concentrations.
