Enhanced light extraction efficiency of far-ultraviolet-C LEDs by micro-LED array design

Summary: AlGaN-based far-UVC LEDs with an emission wavelength of 233 nm were fabricated in the form of micro-LED arrays. The use of SiO2 as an insulator layer resulted in a four-fold increase in peak EQE compared to large area devices, attributed to improved light extraction efficiency through total internal reflection and re-direction.

Improving the efficiency of micro-LEDs at high current densities employing a micro-current spreading layer-confined structure

Summary: This paper proposes and fabricates a micro-current spreading layer (mCSL)-confined micro-LED, and demonstrates its effect on the efficiency of LED. The study shows that the mCSL can enhance the efficiency of the micro-LED at high current densities. Furthermore, the efficiency decreases at low current densities but increases at high current densities as the size of the mCSL decreases.

Symmetrical Coupling Multi-Cavity Bandpass Filter for CMOS Compatible Fluorescence Detection

Summary: Integration of functional components on a single photonics chip is a promising technology for fluorescence detection. A CMOS compatible bandpass filter was designed for detecting 5-carboxylfluorescein (5-FAM), and an optimized number of cavities in the stacker was determined for desired transmittance and optical density. For a stacker with 10 resonant cavities, the appropriate incident angle was calculated to allow the passage of fluorescence emission while blocking the excitation light. These findings provide insights for the future design and fabrication of highly integrated photonics chips for fluorescence detection.

Strain Relaxation Effect on the Peak Wavelength of Blue InGaN/GaN Multi-Quantum Well Micro-LEDs

Summary: This paper investigates the edge strain relaxation of InGaN/GaN MQW micro-pillars. The results show a significant peak wavelength shift between micro-pillar arrays caused by a high range of strain relaxation. Raman spectrum observation and finite element method simulation provide effective verification of the strain relaxation analysis, offering references for the design and analysis of small-size micro-LED devices.

Red, green and blue InGaN micro-LEDs for display application: temperature and current density effects

Summary: This study demonstrates the characteristics of RGB InGaN micro-LEDs and investigates the effects of temperature and current density on their display performance. The results show that changes in temperature and current density affect electrical characteristics, electroluminescence spectra, and power parameters, presenting challenges for practical applications. However, the RGB display maintains a relatively high and stable color gamut under varying temperature and current density.

Active matrix monolithic micro-LED full-color micro-display

Summary: An active matrix monolithic micro-LED full-color micro-display with a pixel density of 317 ppi is demonstrated, fabricated from large-scale and low-cost GaN-on-Si epilayers. The monolithic 64 x 36 blue micro-LED arrays are transformed into full-color micro-displays by applying a photo-patternable color conversion layer, showing feasible manufacturability and potential for volume production.

Designs of InGaN Micro-LED Structure for Improving Quantum Efficiency at Low Current Density

Summary: A comprehensive numerical study on the operating behavior and physical mechanism of nitride micro-LED at low current density has been conducted, showing that reducing the number of quantum wells in the active region can enhance carrier matching and radiative recombination rate, leading to higher quantum efficiency and output power. The effectiveness of the electron blocking layer (EBL) for micro-LED is discussed, and it is found that removing the EBL can significantly improve electron confinement and hole injection, thereby enhancing the emission of micro-LED at low current density.
