Control of V-O defects concentration in the epsilon-Ga2O3 layer leads to enhanced photodetection properties, showcasing high photo-to-dark current ratio, excellent on/off switching ratio, fast rise/decay time, large responsivity, superior detectivity, outstanding external quantum efficiency, and high rejection ratio in the PGO-O-2 photodetector.

Solution-processed flexible broadband ZnO photodetector modified by Ag nanoparticles

Summary: In this study, a flexible broadband photodetector was fabricated using a cheap and scalable aqueous method called SILAR, where nanostructured zinc oxide films were deposited on polyimide substrates. The light-sensitive material ZnO/PI was obtained by creating defects in the nanostructured ZnO layer through post-treatment. Silver nanoparticles were then applied to enhance the photocurrent and improve the performance of the ZnO_Ag/PI light-sensitive material. The photodetector based on ZnO_Ag/PI exhibited better spectral responsivity, external quantum efficiency, and specific detectivity compared to previous studies on nanostructured zinc oxide photodetectors.

High performance ZnO quantum dot (QD)/ magnetron sputtered ZnO homojunction ultraviolet photodetectors

Summary: In this study, ZnO quantum dot (QD) / magnetron sputtered ZnO homojunction photodetectors with excellent performance were fabricated by systematically varying the thickness ratios between two ZnO layers. The balanced ratio resulted in extra adsorption-desorption sites from the ZnO QDs and accelerated carrier transportation from the highly crystallized magnetron sputtered ZnO layers. As a result, the fabricated ZnO homojunction photodetector showed significantly increased responsivity and external quantum efficiency, paving the way for ultra-sensitive UV photodetection.

Self-powered Vs. high speed ZnO-based photodetectors

Summary: A novel nanocomposite material incorporating ZnO-GQD composite structures in a polyvinyl alcohol matrix was used in a photodiode as a new kind of nanocomposite. The crystal structure and morphology of the composites were extensively studied, and the electro-optical properties of the fabricated photodiodes using the composites were explained based on their intrinsic characteristics. The ZnO/PVA-based photodiode showed high specific detectivity at zero bias, while the introduction of graphene quantum dots in ZnO-GQDs/PVA improved the response speed significantly.

Enhanced performance of UV photodetector based on ZnO nanorod arrays via TiO2 as electrons trap layer
