Ultra-high temperature ablation behaviour of 2.5D SiC/SiC under an oxy-acetylene torch

Summary: The ablation characteristics of 2.5D SiC/SiC composites under ultra-high temperatures were studied using an oxy-acetylene torch flame. The results showed that the ablation region could be divided into three regions based on the distribution characteristics of SiO2. The ablation rate decreased linearly with time and the fracture of the fiber underwent three processes: Necking, fracture, and stable retreat.

High synergy atomic layer etching of AlGaN/GaN with HBr and Ar

Summary: This paper presents a process of AlGaN/GaN atomic layer etching with a high synergy of > 91%. By using a cyclical HBr and Ar process, highly controllable layer removal is achieved within the atomic layer etching window, thanks to careful parameter calibration and lower reactivity of the HBr chemistry. Such etching is valuable in the production of high-performance enhancement-mode GaN field effect transistor devices.

Atomic layer etching of GaN using Cl2 and He or Ar plasma

Summary: This paper discusses the use of low-damage atomic layer etching (ALE) with O-2 and BCl3 plasma for etching (Al)GaN, which showed excellent self-limiting etch characteristics and high linearity compared to conventional digital etching. The electrical characteristics of the recessed Schottky diodes fabricated by ALE were superior to those fabricated by digital etching.
