Influence of the quantum well dielectric permittivity on the two-dimensional plasmon-phonon

V. Ya Aleshkin et al.

Summary: This work theoretically investigates the effect of polarizability associated with quantum well lattice vibrations and filled electron bands on the properties of two-dimensional plasmon-phonons in InAs/AlSb and CdHgTe/CdTe single quantum well heterostructures. The spectra for the considered excitations are obtained with and without taking into account the spatial dispersion in the framework of random phase approximation (RPA). The frequency dependence of the plasmon-phonon absorption coefficient is calculated. The results show that the contribution of QW phonons and filled bands to the polarizability leads to a maximum frequency of plasmon-phonons and the requirement of a certain minimum electron mobility for the existence of plasmon-phonon modes.

Plasmon gain in HgTe/CdHgTe multi-quantum-well heterostructures

A. O. Rudakov et al.

Summary: This work focuses on the theoretical study of plasmon gain in HgTe/CdHgTe multi-quantum-well heterostructures. The study reveals the spectra of plasmons and plasmon gain in structures with 2-8 quantum wells under the condition of inverse band population. It demonstrates a nonmonotonic increase in plasmon gain with an increase in the number of quantum wells. Additionally, the dependence of the threshold concentration of nonequilibrium carriers for stimulated plasmon emission on the number of quantum wells in structures with 1-8 quantum wells has been investigated.

Urbach tail and nonuniformity probe of HgCdTe thin films and quantum well heterostructures grown by molecular beam epitaxy

Vladimir V. Rumyantsev et al.

Summary: Temperature-driven photoconductivity spectra were studied in HgCdTe thin films and quantum well (QW) heterostructures grown by molecular beam epitaxy (MBE). Results showed that the absorption edge steepness approaches the fundamental limit in narrow gap HgCdTe epilayers, indicating significant progress in structure quality. Multi-QW heterostructures with suppressed Auger effects have comparable absorption edge steepness, allowing for the development of long-wavelength lasers/detectors beyond 20 µm.

Toward Peltier-cooled mid-infrared HgCdTe lasers: Analyzing the temperature quenching of stimulated emission at ∼6 μm wavelength from HgCdTe quantum wells

K. E. Kudryavtsev et al.

Summary: This study demonstrates mid-infrared stimulated emission from optically pumped mercury-cadmium-telluride quantum well heterostructures, with the SE threshold being influenced by different Auger processes. At higher temperatures, heating of the electron gas by pumping radiation leads to thermal quenching of the SE.

Auger recombination in narrow gap HgCdTe/CdHgTe quantum well heterostructures

V. Ya. Aleshkin et al.

Summary: The study provides a detailed theoretical analysis of nonradiative Auger recombination in narrow-gap HgCdTe quantum wells, proposing a microscopic model to calculate recombination rates and validating it against measurements. It evaluates different designs of HgCdTe/CdHgTe QWs for far-IR emitters, finding that moderate cadmium content in the QWs may favor lasing contrary to intuitive expectations. The efficiency of screening by free charge carriers contributes decisively to the suppression of Auger processes at low temperatures and high carrier concentrations.

Summary: The study explores the amplification potential of the coupled plasmon-the longitudinal optical phonon mode in HgTe quantum wells, showing the possibility of stimulated emission in a specific frequency range. The anisotropy of the dispersion law makes the [03-1] direction optimal for generation.
