A novel β-Ga2O3 HEMT with fT of 166 GHz and X-band POUT of 2.91 W/mm

Summary: This paper demonstrates a novel beta-Ga2O3 high electron mobility transistor (BGO-HEMT) with record-high intrinsic unity current gain cut-off frequency and RF output power through 2D device simulations using an appropriate negative differential mobility model. The proposed highly scaled device design ensures significant gain in high-frequency performance, with superior DC and RF performance supported by a large two-dimensional electron gas density. These promising results enhance the potential of beta-Ga2O3 for future high power RF and microwave applications.

Design of Ga2O3 modulation doped field effect transistors

Summary: The design of beta-Ga2O3-based modulation-doped field effect transistors focuses on the role of self-heating and the resulting modification of the electron mobility profile. It is found that a decrease in drain current is attributed to position-dependent mobility reduction. Additionally, an undesired secondary channel can form at the modulation-doped layer.

Delta-doped β-(AlxGa1-x)2O3/Ga2O3 heterostructure field-effect transistors by ozone molecular beam epitaxy

Summary: This study demonstrates heterojunction field-effect transistors based on the beta-(AlxGa1-x)(2)O-3/Ga2O3 heterostructure grown by ozone-assisted molecular beam epitaxy for the first time. Experimental results confirm Al composition ratios in the range of 14%-23%. The fabricated devices show excellent stability and reliability, with outstanding electrical characteristics.
