Summary: NiCr can effectively reduce the insertion loss and switching power of the phase change switch when used as a heating electrode. The specific contact resistivity between NiCr and GeTe was obtained, and the effects of different treatments on the resistivity were analyzed. A direct heating phase change switch based on GeTe films was successfully realized using NiCr film as the heating electrode.

Physical properties' temperature dynamics of GeTe, Ge2Sb2Te5 and Ge2Sb2Se4Te1 phase change materials

Summary: This work presents a comprehensive study of the electrical resistivity and optical transmission coefficient temperature dynamics, phase transition heats, phase composition, and Raman spectra of GeTe, Ge2Sb2Te5 (GST225), and Ge2Sb2Se4Te1 (GSST(2241)) samples obtained by vacuum thermal deposition. The phase transition temperature from amorphous to crystalline state was determined for GSST2241 at 595 K, which is reported for the first time in this study. The electrical resistivity and optical transmittance showed significant changes, with the highest magnitude observed in GSST(2241), reaching 6 orders of magnitude, and almost 100% change in the relative optical transmittance delta T/T. The temperature regions with maximum derivatives of resistivity and optical transmittance were found to be consistent with the crystallization temperatures determined by the DSC method.
