Cryogenic InGaAs HEMT-Based Switches For Quantum Signal Routing

A. Ferraris et al.

Summary: We demonstrate cryogenic switching devices based on HEMT technology for scalable quantum computer control and readout signal routing. These devices, implemented in a quantum well network design, exhibit steep cryogenic subthreshold swing, fast switching, high on/off ratio, and low isolation leakage. Our results suggest that HEMT-based switching circuits could offer advantages over Si CMOS for future high-density ultra-low power quantum computer signal routing.

Characterization of self-heating in cryogenic high electron mobility transistors using Schottky thermometry

Alexander Y. Choi et al.

Summary: This study confirmed through experimental measurements that the gate thermal noise in HEMTs at low temperatures is larger than previously expected, primarily due to self-heating effects. This finding reveals the practical impact of self-heating on the microwave noise figure of HEMTs at low temperatures.

Characterization and Modeling of Self-Heating in Nanometer Bulk-CMOS at Cryogenic Temperatures

P. A. Hart et al.

Summary: This study investigates the self-heating behavior of a 40nm bulk-CMOS technology at extremely low temperatures, using a custom test chip to measure temperature rise in the MOSFET channel and surrounding silicon substrate. The results demonstrate severe self-heating at deep-cryogenic temperatures and show that a simple model can accurately predict channel temperatures across a wide temperature range. This work contributes to the development of self-heating-aware IC design-flow for reliable design and operation of cryo-CMOS circuits.
