Summary: A simple TiO2/IGZO heterojunction structure is proposed for efficient multifunctional optoelectronic devices, enabling a wide spectral response range and high photoresponsivity. Various synaptic behaviors are successfully emulated, and the TiO2/IGZO synaptic transistor exhibits a high recognition rate in recognizing handwritten digit images.

An InGaZnO Charge-Trapping Nonvolatile Memory With the Same Structure of a Thin-Film Transistor

Summary: This study investigates a new type of charge-trapping nonvolatile memory (NVM) that has the same structure as a thin-film transistor (TFT). The NVM uses metal-hydroxyl (M-OH) defects in the back channel for charge storage. Devices with different M-OH content were prepared by changing thermal treatment. The high M-OH content device shows good NVM performance, while the low M-OH content device exhibits good TFT characteristics.

By embedding RF magnetron-sputtered AlOx thin films in the IGZO channel as charge-trapping layers, synaptic behaviors such as excitonic postsynaptic current, paired-pulse facilitation, and potentiation and depression can be mimicked.

Summary: This article achieves optoelectronic synaptic transistors with tunable plasticity by utilizing printed indium tin oxide (ITO) channel and Ag/ITO dual-layer contact electrodes. Both the short- and long-term plasticity in the printed ITO synaptic TFTs are emulated under the synergistic electrical and optical modulation. These achievements are of great significance for applying printed synaptic transistors in optoelectronic neuromorphic hardware.

Synaptic Plasticity Powering Long-Afterglow Organic Light-Emitting Transistors

This allows for persistent electroluminescence in organic light-emitting materials, with the LAOLETs integrated into active-matrix light-emitting arrays functioning as visual UV sensors capable of long-lifetime green-light emission in irradiated regions.

PZT Ferroelectric Synapse TFT With Multi-Level of Conductance State for Neuromorphic Applications

Summary: The study investigated a neuromorphic thin-film transistor (NTFT) employing Pb(Zr, Ti)O-3 (PZT) to address the bottleneck of Von Neumann's computing architecture. By using an indium gallium zinc oxide (IGZO) channel back gate TFT structure, the diffusion of atoms forming a channel layer during the annealing process for crystallization of PZT was minimized, leading to high and reliable performance. The high dielectric constant and polarization properties of PZT allowed for reduced power consumption of spike signals and efficient learning process.
