Vertical full-colour micro-LEDs via 2D materials-based layer transfer

Jiho Shin et al.

Summary: Researchers have developed a full-color, vertically stacked micro-LED (mu LED) with the highest array density and smallest size reported so far. This was achieved using a two-dimensional materials-based layer transfer technique, enabling the growth of RGB LEDs with submicron thickness on two-dimensional material-coated substrates, followed by stacking and top-down fabrication. This technology not only opens up new possibilities for full-color mu LED displays in augmented and virtual reality applications, but also provides a generalizable platform for other three-dimensional integrated devices.

Wafer-scale monolithic integration of full-colour micro-LED display using MoS2 transistor

Sumin Hwangbo et al.

Summary: This paper presents a novel fabrication method for the integration of transition metal dichalcogenides with compound semiconductors, which is compatible with a batch microfabrication process. The authors demonstrate the synthesis of a thin film of molybdenum disulfide on a gallium-nitride-based epitaxial wafer, which is then used to form a thin film transistor array. This transistor array is subsequently integrated with micro-light-emitting-diode devices to create an active matrix micro-LED display. The authors also show a simple approach for obtaining red and green colors through the printing of quantum dots on a blue micro-LED, enabling the scalable fabrication of full-color micro-LED displays.

High-efficiency InGaN red micro-LEDs for visible light communication

Yu-Ming Huang et al.

Summary: In this study, a high-efficiency InGaN red micro-LED is presented, which incorporates superlattice structure, atomic layer deposition passivation, and a distributed Bragg reflector. It exhibits a maximum external quantum efficiency of 5.02% and a low efficiency droop at an injection current density of 112 A/cm(2). The fast carrier dynamics in the InGaN is characterized, and a high modulation bandwidth of 271 MHz is achieved by a 6x 25-μm-sized micro-LED array with a data transmission rate of 350 Mbit/s at a high injection current density of 2000 A/cm(2). The technology holds great promise for full-color micro-displays and high-speed visible light communication applications based on monolithic InGaN micro-LED technologies.
