Sequence-defined polypeptoid CARs for electron-beam and EUV lithography

Summary: Polymeric photoresists suffer from limitations in sensitivity, resolution, and line-edge roughness due to their molar mass distribution and variation in composition. However, polypeptoids offer a solution as they exhibit low stochastics, with identical chains that have minimal chemical, structural, and molar mass variability and adjustable length and composition. This study presents the synthesis of 10 repeat-unit polypeptoids that act as a photopolymer and demonstrates their potential for CARs in electron-beam, DUV, and extreme-UV lithography, achieving well-defined line-space patterns below 30 nm half-pitch.

Role of counter-anion chemistry, free volume, and reaction byproducts in chemically amplified resists

Summary: A combined experimental and computational approach was employed to study the physical processes controlling deprotection in chemical amplified resists (CARs). The results show that excess free volume and reaction byproducts can enhance catalyst diffusion, and differences in the rotational mobility of the catalyst (controlled by counter-anion chemistry/size) play a key role in local reaction rates.

SIMS Analysis of Thin EUV Photoresist Films

Summary: This study examines chemically amplified resist films on silicon using secondary ion mass spectrometry (SIMS). SIMS depth profiling was conducted with minimal damage and specific attention was given to the distribution of the photo acid generator (PAG) molecule and the photo-induced fragmentation. The Orbitrap(TM) mass analyzer proved pivotal with its superior mass resolving power and improved mass accuracy.

High-Performance Chain Scissionable Resists for Extreme Ultraviolet Lithography: Discovery of the Photoacid Generator Structure and Mechanism

Summary: Extreme ultraviolet (EUV) lithography is currently the dominant technology in semiconductor fabrication, offering significant improvements in resolution. However, traditional chemically amplified resists (CARs) face limitations in resolution, line edge roughness, and sensitivity. A lack of understanding of the chemical mechanism associated with EUV process further hampers progress. In this study, a series of novel EUV photoresists based on a self-immolative, acid-labile poly(acetal) system were synthesized and found to be commercially viable. The study of degradation pathways led to the identification of a remarkable photoacid generator (PAG) that functions as both an acid generator and base quencher, enabling further improvements. Density functional theory calculations revealed the connection between PAG activation barrier, resist sensitivity, and the failure of electron-beam lithography in predicting EUV performance.

Enhancement of the Dielectric Properties of Polyvinyl Alcohol by Adding TiO2 Nanoparticles

Summary: In this study, high dielectric constant nanocomposite polymer films based on polyvinyl alcohol (PVA) were prepared by adding different weight ratios of titanium dioxide (TiO2) nanoparticles (NPs). The addition of TiO2 NPs improved the mechanical and dielectric properties of the composite films. The PVA composite films filled with 5.0 wt% TiO2 NPs exhibited the highest dielectric constant and showed a slight lengthening of relaxation time with increasing temperature. The study revealed the mechanism behind the improved dielectric properties in the composite materials.

Synthesis of End-Cap Enabled Self-Immolative Photoresists For Extreme Ultraviolet Lithography

Analytical Solution to the Flory-Huggins Model

Summary: In this study, a self-consistent analytical solution for the binodal concentrations of the two component Flory-Huggins phase separation model is derived. The derived form extends the validity range of Ginzburg-Landau expansion to cover the entire phase space. The analytical solution reveals an exponential scaling law of the dilute phase binodal concentration as a function of the interaction strength and chain length. This approach demonstrates its power by fitting experimental protein liquid-liquid phase separation boundaries and resolving differences in interaction energy contributions of individual amino acids.

Controlled sequence peptoids as photoresist platforms for high-resolution DUV/EUV photoresists

Evaluating nanoscale molecular homogeneity in extreme ultraviolet resists with nanoprojectile secondary ion mass spectrometry

Summary: Characterizing chemical changes in photoresists during fabrication processes is critical to understanding the formation of defects. This study used nanoprojectile secondary ion mass spectrometry (NP-SIMS) to evaluate the nanoscale homogeneity of positive-tone extreme ultraviolet resists. The results showed changes in the abundance of different components, such as protonated quencher and photoacid generator (PAG) cation, after light exposure and development. The findings provide insights into the solubility and decomposition of these components, as well as the uneven deprotection of the polymer.

Tailoring polymer microstructure for the mitigation of the pattern collapse in sub-10 nm EUV lithography: Multiscale simulation study

Summary: This study introduces a new type of photoresist material, a hybrid system synthesized through an exposure-bake-curing process to alleviate collapse issues in sub-10 nm nodes. The hybrid system generates a steep chemical gradient at the exposure boundary, triggering selective crosslinking reactions and achieving nanoscale smoothing on the interfacial surface. Among the candidate materials, the hybrid resist incorporating a bicyclic crosslinker demonstrates the best load transfer efficiency and uniform interfacial surface.

Ion Diffusion in Chemically Amplified Resists

Summary: This study investigates the catalyst diffusion process and reaction kinetics in polymer resins using a combination of experimental and computational methods. Results show that ion diffusivities are similar near and below the glass transition, and the initial reaction kinetics is significantly accelerated compared to predictions based on long-time ion diffusivities. These findings highlight the potential of atomistic modeling coupled with targeted experiments in interrogating the physical and chemical processes that control pattern formation in next-generation lithographic materials.

Estimation of electron affinity of photoacid generators: density functional theory calculations using static and dynamic models
