Synthesis of polycrystalline gallium oxide solar-blind ultraviolet photodetector by Aerosol Deposition

Summary: An aerosol deposition method was used to fabricate a solar-blind photodetector using thin films of beta-Ga2O3. The Ga2O3 films showed polycrystalline structure and high transmittance even after heat treatment. The films exhibited excellent light detection characteristics and a high potential for use in various applications.

Bulk and surface transformations of Ga2O3 nanoparticle catalysts for propane dehydrogenation induced by a H2 treatment

Summary: This study investigates the effect of H2 treatment on the structure, acidity, and catalytic activity of γ/β-Ga2O3 nanoparticle catalysts. The results show that the presence of the β-Ga2O3 phase increases the PDH activity of the catalysts, and H2 treatment enhances the catalytic activity for all three catalysts through different mechanisms.

Excitation dependent and time resolved photoluminescence of β-Ga2O3, β-(Ga0.955Al0.045)2O3 and β-(Ga0.91In0.09)2O3 epitaxial layers grown by pulsed laser deposition

Summary: In this study, steady state and time-resolved photoluminescence measurements were conducted on beta-Ga2O3 and beta-(Ga0.955Al0.045)(2)O-3 as well as beta-(Ga0.91In0.09)(2)O-3 mixed crystals. The results showed that the steady state luminescence spectra of all the samples exhibited peaks and shoulders. Two transitions were observed in the wavelength ranges of 330-381 nm (ultraviolet) and 486-492 nm (blue) in both Ga2O3 and the alloy oxides. Additionally, emissions at 596 nm (yellow) and 734 nm (near infrared) were observed in Ga2O3. However, only the yellow transition was observed at 582 nm in (Ga0.955Al0.045)(2)O-3 and no transitions were observed in (Ga0.91In0.09)(2)O-3. The variations of integrated and peak intensity, peak position, and recombination lifetimes of the transitions with excitation intensity were analyzed and discussed in terms of the underlying recombination mechanisms.

Epitaxial Growth of β-Ga2O3 Thin Films on Si with YSZ Buffer Layer

Summary: In this research, epitaxial growth of ((2) over bar 01)-oriented ss-Ga2O3 thin films on (001) Si substrate was achieved using pulsed laser deposition technique with epitaxial yttria-stabilized zirconia (YSZ) buffer layers. The films showed biaxial compressive strain on YSZ single-crystal substrates and biaxial tensile strain on YSZ-buffered Si substrates. Postannealing improved the crystalline quality of the films. High-resolution X-ray diffraction analyses revealed eight in-plane domain variants in the epitaxial ((2) over bar 01) ss-Ga2O3 thin films on Si, allowing for the large difference in the crystal structure between monoclinic ss-Ga2O3 and cubic YSZ. These results provide a pathway for integrating epitaxial ss-Ga2O3 thin films on Si substrates and expanding their application beyond high-power electronics.

Summary: By introducing a novel extreme permittivity dielectric field oxide, a vertical (001) beta-Ga2O3 field-plated Schottky barrier diode with high breakdown voltage was successfully fabricated in this study. TCAD simulations show that the surface breakdown electric field of the device reaches as high as 5.45 MV/cm, demonstrating the huge potential of Ga2O3 power devices for multi-kilovolt class applications.
