Investigation of bonding mechanism for low-temperature Cu-Cu bonding with passivation layer

Summary: This research investigated the bonding mechanism of low-temperature Cu-Cu thermal compression bonding (TCB) with passivation layer and found that grain boundary diffusion of Cu leads to the formation of amorphous Cu at the bonding interface in the passivated-Cu structure. Through the diffusion of Cu atoms and recrystallization of amorphous Cu, voids at the bonding interface can be eliminated, resulting in high quality bonding results with low thermal budget.

Development of high copper concentration, low operating temperature, and environmentally friendly electroless copper plating using a copper - glycerin complex solution

Summary: This study examines the plating characteristics of high copper concentration electroless copper plating solution and reveals the factors influencing plating rate and decomposition time. The results show that temperature and pH are important factors for plating rate, while copper sulfate concentration has an impact on decomposition time. The optimized formulation for high copper concentration solution requires 0.18M copper sulfate, which is over four times higher than conventional solutions.

Controlling Interfacial Exchanges in Liquid Phase Bonding Enables Formation of Strong and Reliable Cu-Sn Soldering for High-Power and Temperature Applications

Summary: The study demonstrates an effective route of producing dense, robust, and reliable high-temperature Cu-Sn soldering by modifying the interfacial exchange during a transient liquid phase bonding process. By adding a Cu3Sn-coated layer between Cu and Sn before the bonding process, fast dissolution of Cu in liquid Sn is achieved, altering undesired Cu6Sn5 scallop grain impingement and promoting their uniform growth within the liquid. The developed TLP joint possesses superior shear stress resistance and thermal cycle endurance compared to classical solder joints.
