Deposition of amorphous carbon nitride thin films using pressure-gradient RF magnetron sputtering and their chemical bonding structures

Structural and piezoelectric properties of AlN thin films grown by pressure gradient sputtering

Summary: In this study, aluminum nitride (AlN) thin films grown by pressure gradient sputtering (PGS) and conventional sputtering methods were compared. Only the PGS method showed a pressure gradient with low pressure at the substrate position. Both methods resulted in highly c-axis oriented AlN films, but there were significant differences in surface roughness and piezoelectric properties. Atomic force microscopy images showed much smaller average surface roughness (Ra) in AlN films grown by the PGS method. The piezoelectric constant (d(33)) of AlN grown by the PGS method was higher than that of the conventional method. These results indicate that the PGS technique has advantages in growing c-axis oriented AlN films with a single dielectric domain.
