Effects of High-Pressure Annealing on the Low-Frequency Noise Characteristics in Ferroelectric FET

Wonjun Shin et al.

Summary: This study investigates the low-frequency noise (LFN) characteristics of hafnium-zirconium oxide (HZO) ferroelectric field-effect transistors (FeFETs) with and without high-pressure forming gas annealing (HPA) treatment. The origin of 1/f noise in the FeFET without HPA changes from carrier number fluctuation to Hooge's mobility fluctuation after wake-up due to remote phonon scattering from the polarized HZO. Additionally, the Hooge's parameter is increased by program/erase (P/E) cycling-induced stress. On the other hand, only correlated mobility fluctuation is increased after wake-up in the FeFET with HPA. Furthermore, the LFN of the FeFET with HPA exhibits robustness to P/E cycling-induced stress after wake-up, demonstrating superb endurance performance.

Effects of Channel Length Scaling on the Signal-to-Noise Ratio in FET-Type Gas Sensor With Horizontal Floating-Gate

Wonjun Shin et al.

Summary: This study investigates the effects of channel length (L) scaling on the signal-to-noise ratio (SNR) of FET-type gas sensors with a horizontal floating-gate. It is found that SNR is proportional to the square root of the channel length (L) of the FET transducer. The low-frequency noise characteristics of the FET-type gas sensor can be explained by the carrier number fluctuation model with correlated mobility fluctuation, providing important guidelines for designing sensor platforms in FET-type gas sensors.

Investigation of Low-Frequency Noise Characteristics of Ferroelectric Tunnel Junction: From Conduction Mechanism and Scaling Perspectives

Wonjun Shin et al.

Summary: This study investigates the effects of length and width scaling on the low-frequency noise characteristics of ferroelectric tunnel junctions (FTJs). The results show that in the high-resistance state, 1/f noise increases proportionally with length and width scaling, while shot noise is not affected by scaling. In the low-resistance state, the dependence of 1/f noise on length scaling is more sensitive than on width scaling due to the influence of process-induced damaged edge regions on the switching and conduction mechanisms.

Low-Frequency Electronic Noise in Quasi-2D van der Waals Antiferromagnetic Semiconductor FePS3-Signatures of Phase Transitions

Subhajit Ghosh et al.

Summary: This study investigates low-frequency current fluctuations and noise characteristics in the semiconductor FePS3 with an electronic bandgap of 1.5 eV. The results show that the noise spectral density varies with temperature and reveals different features, while the Lorentzian corner frequencies show significant dependence on temperature and bias voltage, indicating a more complex origin of noise compared to conventional semiconductors. These findings are important for potential applications of antiferromagnetic semiconductors in spintronic devices and demonstrate the power of noise spectroscopy in monitoring various phase transitions.
