Improving Gate Reliability of 6-In E-Mode GaN-Based MIS-HEMTs by Employing Mixed Oxygen and Fluorine Plasma Treatment

Summary: By using a method of mixed oxygen and fluorine plasma pretreatment combined with selected bi-layer gate dielectrics, the performances of partially recessed-gate MIS-HEMTs have been improved, showing significantly boosted threshold voltage and gate breakdown voltage under both bias and temperature stresses. Remarkably reduced threshold voltage shift is observed at high temperature of 250 degrees C.

Improved LPCVD-SiNx/AlGaN/GaN MIS-HEMTs by using in-situ MOCVD-SiNx as an interface sacrificial layer

Summary: In this paper, the effects of a thin in-situ SiNx layer on GaN-based metal-insulator-semiconductor high electron mobility transistors were investigated. It was found that using in-situ SiNx as an interface sacrificial layer improved the electrical properties of the transistors. A trap model at the SiNx/AlGaN interface was proposed and experimentally confirmed.

Distinguishing various influences on the electrical properties of thin-barrier AlGaN/GaN heterojunctions with in-situ SiNx caps

Summary: In this study, the effects of multiple factors on the electrical properties of thin-barrier AlGaN/GaN heterojunctions with in-situ SiNx caps were investigated. It was found that the sheet density of the two-dimensional electron gas recovered significantly after annealing, and optimizing the in-situ SiNx interlayer led to a maximum output current and low threshold voltage hysteresis. This research provides insights into modulating the properties of two-dimensional electron gas and the functionality of in-situ SiNx passivation on thin-barrier AlGaN/GaN heterojunctions.
