Ambipolarity Regulation of Deep-UV Photocurrent by Controlling Crystalline Phases in Ga2O3 Nanostructure for Switchable Logic Applications

Summary: This study reports the ambipolar photocurrent behavior induced by deep ultraviolet in a pure Ga2O3 photoelectrochemical system, which is closely related to the crystalline phase (alpha or beta) and the surface states of oxygen vacancies. Spongy porous nanorod arrays of Ga2O3 are designed to increase the contact area with the electrolyte, reduce light reflection, and improve light trapping capacity. The effect of surface states on the ambipolar photocurrent behavior of alpha-Ga2O3 nanorod arrays is demonstrated through various treatment times of oxygen plasma.

Bandgap Engineering and Oxygen Vacancy Defect Electroactivity Inhibition in Highly Crystalline N-Alloyed Ga2O3 Films through Plasma-Enhanced Technology

Summary: Previous research has shown that hybridization of N 2p and O 2p orbitals effectively reduces the electrical activity of oxygen vacancies in oxide semiconductors. However, achieving N-alloyed Ga2O3 films, known as GaON, is challenging due to nitrogen's limited solubility in the material. This study explores a new method using plasma-enhanced chemical vapor deposition with high-energy nitrogen plasma to enhance nitrogen solubility. By adjusting the N-2 and O-2 carrier gas ratio, the thin film's bandgap can be tuned, resulting in a decrease in oxygen vacancy density and improved performance of GaON-based photodetectors.

Solar-blind UV communication based on sensitive beta-Ga2O3 photoconductive detector array

Summary: A solar-blind UV photodetector array based on a metalorganic chemical vapor deposition-grown beta-Ga2O3 thin film is fabricated for optical communication application. The device demonstrates high performance with a significant photo-to-dark current ratio, high responsivity, high external quantum efficiency, high specific detectivity, and fast response time. The array shows good spectral selectivity and low background noise, enabling effective outputting of information signals in optical communication.
