Ultrathin quantum light source with van der Waals NbOCl2 crystal

Summary: A van der Waals crystal, niobium oxide dichloride (NbOCl2), has been found to exhibit weakened interlayer electronic coupling and monolayer-like excitonic behavior in the bulk form. It also has a scalable second-harmonic generation intensity that is three orders higher than that in monolayer WS2. Additionally, the strong second-order nonlinearity in thin flakes as thin as 46 nm enables correlated parametric photon pair generation through a spontaneous parametric down-conversion (SPDC) process. This is the first SPDC source demonstrated in two-dimensional layered materials and the thinnest SPDC source ever reported. This research opens avenues for developing van der Waals material-based ultracompact on-chip SPDC sources and high-performance photon modulators in both classical and quantum optical technologies.

Toward smart flexible self-powered near-UV photodetector of amorphous Ga2O3 nanosheet

Summary: The study investigates the photodetection performance of thin amorphous Ga2O3 nanosheet, which has been widely used as dielectric and passivation materials. By peeling off from the Ga solid-melt surface, the amorphous Ga2O3 nanosheet is confirmed to have an amorphous characteristic through selected area electron diffraction and X-ray diffraction. However, due to limited absorption ability and abundant defect states, the amorphous Ga2O3 nanosheet shows low photocurrent and slow response time even at a bias voltage. To enhance the photodetection performance, PbI2 nanosheet is grown on the surface of the amorphous Ga2O3 nanosheet, forming a Ga2O3/PbI2 heterojunction photodetector. The heterojunction photodetector exhibits larger photocurrent (1.6 nA) and faster response times (2 ms rise time and 3 ms decay time) even at a zero bias voltage, and it also shows excellent self-powered photoresponse characteristic and mechanical flexibility when configured into a flexible photodetector. This work provides a pathway for the development of high-performance flexible optoelectronic devices.

Toward High Bias-Stress Stability P-Type GaSb Nanowire Field-Effect-Transistor for Gate-Controlled Near-Infrared Photodetection and Photocommunication

Summary: In this study, a high-kappa oxide dielectric shell was uniformly configured onto the surface of GaSb NWs to improve the bias-stress stability of p-type NWFETs. The optimized oxide dielectric shell showed insignificant attenuation of on-state current (within 10%) and negligible negative shift of threshold voltage under continuous gate bias. This enhanced stability allowed for gate-controlled photodetection behaviors when used in a near-infrared photodetector.

High detectivity solar blind photodetector based on mechanical exfoliated hexagonal boron nitride films

High performance diamond-based solar-blind photodetectors enabled by Schottky barrier modulation

Cation-Alloying-Induced Blue-Shifted and Wide-Spectrum Polarization-Sensitive Photodetection in Quasi-1D SbBiS3

Controllable preparation of ultrathin 2D BiOBr crystals for high-performance ultraviolet photodetector

In this study, high-quality 2D BiOBr crystals with ultrathin thicknesses and large domain sizes were efficiently prepared through a modified space-confined chemical vapor deposition method. The presence of H2O molecules greatly promotes the formation of high-quality 2D BiOBr crystals, and a linear relationship between the thickness of BiOBr nano sheets and Raman shift was observed. Moreover, the BiOBr-based photodetector showed excellent performances, indicating promising optoelectronic applications for 2D BiOBr crystals.

High-mobility p-type semiconducting two-dimensional β-TeO2

Intrinsic polarization coupling in 2D α-In2Se3 toward artificial synapse with multimode operations
