Black phosphorus unipolar transistor, memory, and photodetector

Summary: We present the fabrication, electrical, and optical characteristics of few-layered black phosphorus-based Field-Effect Transistor (FET). The device exhibits p-type transport with high hole mobility and a large hysteresis width that decreases with increasing drain bias. The device also demonstrates non-volatile charge-trap memory behavior and efficient photodetection capabilities. As a photodetector, the transistor shows high responsivity and detectivity under white light.

Hysteresis and Photoconductivity of Few-Layer ReSe2 Field Effect Transistors Enhanced by Air Pressure

Summary: This study reports the optoelectronic characterization of few-layer ReSe2 field effect transistors at different pressures. The devices exhibit a dominant n-type behavior with low Schottky barrier and significant hysteresis. The conductance and mobility of the devices are affected by air pressure, increasing with lower pressure due to the desorption of electronegative air molecules. The photoresponse of the device changes from positive photoconductivity at higher pressure to negative photoconductivity at lower pressure, which can be explained by the desorption of molecules and the defect trapping of photogenerated carriers.

Optoelectronic memory in 2D MoS2 field effect transistor

Summary: In this study, a simple approach for a nonvolatile opto-electronic memory device based on a MoS2 transistor with light induced charge storage capability is presented. The device exhibits a high on/off current ratio and hysteresis width modulation by air pressure, and shows persistent photoconductivity with excellent photo responsive memory performance. Furthermore, the combination of gate voltage and light can be used to control the transistor current and increase the memory window significantly.

Temperature dependent black phosphorus transistor and memory

Summary: We investigated the temperature dependence of transport properties and memory behavior in ultrathin black phosphorus field-effect transistors. The devices displayed a decrease in electrical conductance and field-effect mobility as the temperature increased. The field-effect mobility was 283 cm(2)V(-1)s(-1) at 150 K and reduced to 33 cm(2)V(-1)s(-1) at 340 K when the voltage gate sweep range was +/- 50 V. The transfer characteristics exhibited an increasing hysteresis width with temperature, which was utilized to create non-volatile memories with a wider programming window at higher temperatures.

Temperature-dependent photoconductivity in two-dimensional MoS2 transistors

Summary: The photoconductivity of monolayer MoS2 back-gate transistors is investigated with respect to temperature and pressure. The photocurrent shows linear increase with light intensity, reaching a maximum responsivity of approximately 30 A/W in air. The photocurrent enhancement is observed at elevated temperatures and reduced pressures, which can be attributed to the desorption of adsorbates such as O2 and H2O molecules, leading to an increase in the n-doping level and channel current.

Electric Transport in Few-Layer ReSe2 Transistors Modulated by Air Pressure and Light

Summary: In this study, we report the fabrication and optoelectronic characterization of field-effect transistors (FETs) based on few-layer ReSe2. The optoelectronic performance of these FETs is strongly influenced by air pressure, showing a significant increase in conductivity when the pressure is lowered below atmospheric pressure. Additionally, the FETs based on ReSe2 can serve as an effective air pressure gauge due to the doping effect of surface-adsorbed oxygen and water molecules. Negative photoconductivity is observed in the ReSe2 channel, which is attributed to the trapping of photo-excited charges depending on the back-gate voltage.

ReS2 Nanosheet-Based Channels for Two-Dimensional Field Effect Transistors and Phototransistors with High Photoresponsivity

Summary: Compared to traditional materials, two-dimensional transition metal dichalcogenides (2D TMDCs) have potential applications in low power logic, photoelectric, and nonvolatile memory devices. This study focuses on the use of ReS2 as the channel material and BN as the gate dielectric. The results demonstrate that ReS2 devices, with or without BN, exhibit outstanding photoresponsivity and fast photoresponse time under extremely low optical power density. Furthermore, the influence of ReS2 channel thickness on mobility and photoresponsivity was also investigated.

Influence of Temperature on Photodetection Properties of Honeycomb-like GaN Nanostructures
