Exact Relationship between Black Phosphorus Thickness and Behaviors of Field-Effect Transistors

Summary: The application of layered black phosphorus materials is guided by the precise relationship between material thickness and material properties. Black phosphorus, as a two-dimensional semiconductor material with excellent optoelectronic properties, has attracted widespread attention. The output characteristics and transfer characteristics of BP-FETs with different BP thicknesses were analyzed in detail, and it was found that the source-drain current (I-ds) of devices is directly related to the BP thickness.

Memory effects in black phosphorus field effect transistors

Summary: We investigate the fabrication and electrical properties of back-gated field effect transistors with a black phosphorus (BP) channel. We find that the hysteresis caused by intrinsic defects can be utilized for non-volatile memories. The use of a protective poly(methyl methacrylate) layer on top of the BP channel does not affect the electrical properties and prevents degradation caused by air exposure.

Electric Transport in Few-Layer ReSe2 Transistors Modulated by Air Pressure and Light

Summary: In this study, we report the fabrication and optoelectronic characterization of field-effect transistors (FETs) based on few-layer ReSe2. The optoelectronic performance of these FETs is strongly influenced by air pressure, showing a significant increase in conductivity when the pressure is lowered below atmospheric pressure. Additionally, the FETs based on ReSe2 can serve as an effective air pressure gauge due to the doping effect of surface-adsorbed oxygen and water molecules. Negative photoconductivity is observed in the ReSe2 channel, which is attributed to the trapping of photo-excited charges depending on the back-gate voltage.

A Current-Voltage Model for Double Schottky Barrier Devices

Summary: Schottky barriers are formed at semiconductor/metal contacts and have a significant impact on the electrical behavior of semiconductor devices. A new equation has been proposed to describe the current-voltage characteristics of two-terminal semiconductor devices with Schottky contacts, which can be used to estimate the SB height and ideality factor. The model has been successfully applied to reproduce experimental current-voltage characteristics of nanostructured materials like ultrathin molybdenum disulfide and tungsten diselenide nanosheets.

Ohmic Contact Engineering for Two-Dimensional Materials

Summary: This article summarizes recent progress and developments in contact engineering of 2D materials for the realization of ohmic contacts in 2D electronic devices. The basic physics of contacts for both Si and 2D materials is briefly introduced, followed by various engineering strategies including band matching, doping, phase engineering, insertion of buffer layers, 2D/metal van der Waals contacts, and edge contacts. Opportunities and challenges for optimizing contacts for future 2D electronics are discussed.
