Experimental demonstration of skyrmionic magnetic tunnel junction at room temperature

Summary: This study reports the direct observation of nanoscale skyrmions in CoFeB/MgO-based magnetic tunnel junction devices at room temperature and achieves their electrical detection. The formation of skyrmions is stabilized by the cooperation of interfacial Dzyaloshinskii-Moriya interaction, perpendicular magnetic anisotropy, and dipolar stray field. The skyrmionic magnetic tunnel junction exhibits stable nonlinear multilevel resistance, providing important perspectives for high-density memory and neuromorphic computing in spintronics.

Summary: This study observes an intrinsic interlayer chiral interaction effect in a Pt/Co multilayer film and its synthetic antiferromagnetic counterpart with perpendicular magnetic anisotropy. By applying a current parallel to the eigenvector of the interlayer interaction, the perpendicular magnetization of both structures can be switched without a magnetic field, providing a new possibility for practical perpendicular SOT-MRAM and other SOT devices.

Symmetry-dependent field-free switching of perpendicular magnetization

Summary: An out-of-plane spin-orbit torque (SOT) has been observed in an HM/FM bilayer of CuPt/CoPt, referred to as 3m torque, allowing for field-free switching of perpendicular magnetization of the CoPt layer. The 3m torque depends strongly on the relative orientation of current flow and crystal symmetry, and shows good endurance in cycling experiments. Experiments with various SOT bilayers featuring low-symmetry point groups at the interface may reveal further unconventional spin torques in the future.

Nanoscale domain wall devices with magnetic tunnel junction read and write

Summary: In this study, domain wall devices based on perpendicular magnetic tunnel junctions with a hybrid free layer design were developed to achieve electrical read and write, as well as fast domain wall motion driven via spin-orbit torque. The devices showed good performance in terms of tunnelling magnetoresistance readout, spin-transfer torque writing, and domain wall depinning efficiency. Overall, the domain wall conduit based on a synthetic antiferromagnet demonstrated potential for reliable domain wall motion and faster write speed compared to a device based on Pt/Co.
