Control of Ni/β-Ga2O3 Vertical Schottky Diode Output Parameters at Forward Bias by Insertion of a Graphene Layer

Madani Labed et al.

Summary: In this study, the effect of inserting a graphene interfacial monolayer on the parameters of Schottky barrier diodes was investigated. It was found that the graphene layer caused a decrease in barrier height and series resistance, while the saturation current increased. Additionally, the study revealed the impact of graphene bandgap and workfunction on the Schottky barrier height, series resistance, and saturation current.

Variable temperature probing of minority carrier transport and optical properties in p-Ga2O3

Sushrut Modak et al.

Summary: Electron beam-induced current was used to measure the minority carrier diffusion length in p-Ga2O3 thin films grown through metal-organic chemical vapor deposition at temperatures ranging from 304 to 404 K. The diffusion length of electrons decreased as the temperature increased. Additionally, cathodoluminescence emission spectroscopy identified optical signatures of acceptor levels associated with the V-Ga(-)-V-O(++) defect complex. The activation energies for the decrease in diffusion length and the quenching of cathodoluminescence emission with increasing temperature were attributed to the thermal de-trapping of electrons from the V-Ga(-)-V-O(++) defect complexes.

Interface engineering of β-Ga2O3 MOS-type Schottky barrier diode using an ultrathin HfO2 interlayer

Madani Labed et al.

Summary: Low leakage current and high breakdown voltage are crucial in designing high performance Schottky barrier diodes. By investigating the effect of inserting an ultrathin HfO2 layer at the interface between Ni and beta-Ga2O3, significant improvements in leakage current and breakdown voltage were achieved through different annealing temperatures. The variations in leakage current and breakdown voltage were analyzed using Silvaco TCAD simulator, showing good agreement between experimental results and simulations.

Modeling a Ni/β-Ga2O3 Schottky barrier diode deposited by confined magnetic-field-based sputtering

Madani Labed et al.

Summary: In this study, a detailed numerical simulation was conducted to model the current-voltage characteristics of a nickel/beta-Ga2O3 Schottky barrier diode at different temperatures. SBDs produced using confined magnetic-field-based sputtering exhibit more stable electrical characteristics due to reduced defects caused by plasma and argon bombardment. Nickel diffusion during annealing reduces these defects by filling Ga vacancies and produces a new interfacial compound, (NixGa(1-x))(2)O-3 beta-Ga2O3, with different properties than beta-Ga2O3. The proposed model for Ni diffusion in beta-Ga2O3 demonstrates good agreement with measured values, especially at low forward voltages.

Modeling and analyzing temperature-dependent parameters of Ni/β-Ga2O3 Schottky barrier diode deposited by confined magnetic field-based sputtering

Madani Labed et al.

Summary: The study analyzed and modeled the temperature-dependent parameters of Ni/beta-Ga2O3 Schottky barrier diode, revealing that an increase in temperature leads to a decrease in the Schottky barrier height and threshold voltage, while the ideality factor increases. This temperature dependence is related to intrinsic and extrinsic states.
