Controlling of Chemical Bonding Structure, Wettability, Optical Characteristics of SiCN:H (SiC:H) Films Produced by PECVD Using Tetramethylsilane and Ammonia Mixture

Evgeniya Ermakova et al.

Summary: The PECVD SiC:H (SiCN:H) films were synthesized using tetramethylsilane (TMS) as a precursor and helium or ammonia as a source of nitrogen. The deposition conditions greatly influenced the structure and properties of the films. Ammonia gas effectively incorporated nitrogen atoms into the films, resulting in the transformation of film composition from SiC:H to SiN:H. Plasma treatment significantly altered the surface characteristics of the SiCN films, as observed through X-ray photoelectron spectroscopy, atomic force microscopy, and contact angle measurements.

Effect of sputtering power on piezoresistivity and interfacial strength of SiCN thin films prepared by magnetic sputtering

Minming Jiang et al.

Summary: SiCN ceramics show great potential in high temperature pressure sensors, but traditional bulk SiCN ceramics are not compatible with microelectronic processing. SiCN thin films prepared by magnetron sputtering exhibit high gauge factors and strong interfacial adhesion, providing important insights for developing SiCN-based MEMS pressure sensors.

Mechanical properties of amorphous SiCN films deposited by ion-beam-assisted deposition

Ippei Tanaka et al.

Summary: This study discusses the fabrication of amorphous silicon carbon nitride (a-SiCN) films by ion-beam-assisted deposition (IBAD) and investigates their hardness and frictional properties. The results show that the hardness and friction coefficient of the a-SiCN films are dependent on the ion beam acceleration voltages, with films deposited at 15 kV exhibiting high hardness and low friction coefficient.

Summary: This study proposes an all-silicon based a-SiNx:O/c-Si heterostructure solar-blind photodetector (SBPD) that overcomes the inherent contradiction between photoresponsivity and response speed in normal photoconductive-type PDs. The designed SBPD exhibits high responsivity and fast response speed, and the adopted materials and manufacturing processes are economical and compatible with mature technology, making it suitable for the development of cost-effective large-area SBPD arrays.

Summary: A phenyl derivative of hexamethyldisilazane-bis(trimethylsilyl)phenylamine was used as a single-source precursor for SiCN film preparation by plasma enhanced chemical vapor deposition. The highly hydrogenated polymeric-like films were successfully prepared under mild plasma conditions. The films exhibited a dense and defect-free structure with a porosity of 2-3 vol.%. The optical and dielectric properties of the films varied depending on the deposition conditions.

Dependence of optical properties on composition of silicon carbonitride thin films deposited at low temperature by PECVD

G. Lavareda et al.

Summary: a-SiCN:H thin films were deposited at 150 degrees C by PECVD using silane, methane, and ammonia as precursor gases, with a SiH4:H-2 dilution of 1:9. Material composition was determined using RBS and ERDA, with an analysis of precursor gas concentration and bonding energies. Optical properties and chemical composition were related, showing a trade-off between optical gap and refractive index for potential applications in optical devices.

Hard silicon carbonitride thin-film coatings produced by remote hydrogen plasma chemical vapor deposition using aminosilane and silazane precursors. 1: Deposition mechanism, chemical structure, and surface morphology

Aleksander M. Wrobel et al.

Summary: Amorphous silicon carbonitride films were produced by remote hydrogen microwave plasma chemical vapor deposition (RP-CVD) using various aminosilanes and disilazanes as single-source precursors. The substrate temperature had a significant impact on the deposition rate, yield, and film structure, leading to the formation of a silicon carbonitride network structure with the increase of temperature. The films exhibited morphological homogeneity, defect-free characteristics, and low surface roughness over a narrow range of values.

Hard silicon carbonitride thin-film coatings by remote hydrogen plasma chemical vapor deposition using aminosilane and silazane precursors. 2: Physical, optical, and mechanical properties of deposited films

Aleksander M. Wrobel et al.

Summary: This study examined the physical, optical, and mechanical properties of silicon carbonitride films produced by remote hydrogen plasma chemical vapor deposition in relation to their chemical structure. The films deposited at different temperatures were characterized in terms of various properties, with reasonable structural dependencies identified through analysis of infrared absorption bands and X-ray photoelectron spectroscopy. Due to their good mechanical properties, a-SiCN films are seen as useful coatings for enhancing surface mechanics of engineering materials for advanced technology.
