Praseodymium-Doped In-Sn-Zn-O TFTs With Effective Improvement of Negative-Bias Illumination Stress Stability

Summary: In this study, amorphous praseodymium-doped In-Sn-Zn-O thin-film transistors (ITZO-Pr TFTs) were fabricated under different RF magnetron sputtering powers to improve negative-bias illumination stress (NBIS) stability. The optimized ITZO-Pr TFTs showed improved field effect mobility and reduced light responsivity compared to ITZO TFTs. Furthermore, Pr doping altered the relaxation processes of photoelectrons and lowered the activation energy, enhancing the NBIS stability of ITZO TFTs.

Mechanism of Extraordinary High Mobility in Multilayered Amorphous Oxide Thin Film Transistor

By inserting a-SIZO conductive semiconductor layer into a bilayer TFT, an improved field effect mobility has been achieved. The study achieved a mobility higher than 160 cm(2)/V center dot s with a Vth shift of 1.19 V for an amorphous-based semiconducting multilayer TFT under negative bias temperature stress (NBTS).

Summary: This study focuses on the room temperature fabrication of high-performance amorphous oxide semiconductor thin film transistors (TFTs) with different structures and layer thicknesses, achieving excellent electrical performance and stability. The use of a room temperature-sputtered Ta2O5 gate insulator greatly improves the performance of the TFTs, especially in terms of mobility and subthreshold swing, while also exhibiting outstanding bias and illumination stabilities compared to traditional SiO2 insulators.

The effect of charge transfer transition on the photostability of lanthanide-doped indium oxide thin-film transistors

Summary: The stability of amorphous oxide semiconductor TFTs under negative bias illumination stress was improved by using lanthanide-doped indium oxide semiconductors as the channel layer. Lanthanide dopants effectively suppressed oxygen vacancies, with praseodymium and terbium showing the best NBIS stability compared to other lanthanide dopants. The study revealed that praseodymium and terbium act as blue light down-conversion media, reducing the photosensitivity of oxide semiconductors.
