Room temperature optically pumped GeSn microdisk lasers

Summary: In this study, we demonstrated room temperature lasing in a GeSn hetero-structure with a Sn concentration of 17.2%. By increasing the tin concentration in the GeSn active layer, reducing the Sn content barriers on each side, and improving thermal dissipation through an adapted pedestal architecture, we achieved these improvements. This is a significant milestone for fully integrated group-IV semiconductor lasers on Si.

Scalable single-mode surface-emitting laser via open-Dirac singularities

Summary: In this study, the authors propose and demonstrate the existence of open-Dirac electromagnetic cavities that exhibit scale invariant single-mode lasing. The physical mechanism behind this phenomenon lies in the convergence of the complex part of the free spectral range in open-Dirac cavities towards a constant, determined by the loss rates of different Bloch bands. The authors name these sources Berkeley surface-emitting lasers (BerkSELs) and show that their far-field corresponds to a topological singularity of charge two.

Interaction of Ge(Si) Self-Assembled Nanoislands with Different Modes of Two-Dimensional Photonic Crystal

Summary: The interaction between Ge(Si)/SOI self-assembled nanoislands and photonic crystal slabs (PCS) with a hexagonal lattice is investigated. It is found that the radiative modes can significantly enhance the integrated photoluminescence (PL) intensity, while the modes associated with bound states in the continuum (BIC) can greatly increase the peak PL intensity.

Room Temperature Lasing in GeSn Microdisks Enabled by Strain Engineering

Summary: The success of GeSn alloys as active materials for infrared lasers has the potential to advance monolithic technology in mainstream silicon photonics. However, in order to operate on a chip, the lasers need to work at room temperature or higher. This study presents a strain engineering approach to induce large tensile strain in GeSn alloy micro-disks with a Sn content of 14 at%, enabling robust multimode laser emission at room temperature.

Photonic Bound States in the Continuum in Si Structures with the Self-Assembled Ge Nanoislands

Experimental results demonstrate that the photoluminescence of Ge nanoislands in silicon photonic crystal slabs with hexagonal lattice can be dramatically enhanced, paving the way for a new class of optoelectronic components compatible with silicon technology.
