A trapping tolerant drain current based temperature measurement of β-Ga2O3 MOSFETs

Summary: A new method for measuring temperature in semiconductor devices is proposed in this study, with a focus on minimizing the interference from trapping effects. Results show that there is a certain degree of error in the channel temperature measured using drain current, with the actual channel temperature being the average value between the source and drain contacts.

Over 1 GW/cm2 Vertical Ga2O3 Schottky Barrier Diodes Without Edge Termination

Summary: This work demonstrates vertical beta-Ga2O3 Schottky barrier diodes (SBDs) breaking through the power figure of merit of 1 GW/cm(2) without edge termination. The unreliable surface on the top of the drift region, which naturally formed in air, was removed by inductively coupled plasma etching. The repaired surface was exposed to ambient air for less than 10 minutes during the entire preparation process. Compared with the excessive air exposure samples, the leakage current was well suppressed for the Ni/beta-Ga2O3 SBDs fabricated on a clean surface. Moreover, the blocking voltage reaches a maximum value of 1720 V, and the forward/reverse characteristics of the diodes on the same wafer show good uniformity. These results pave the way for further improving the performance of beta-Ga2O3 devices and verify the potential of beta-Ga2O3 SBDs for power applications.

Atomically Thin Antimony-Doped Indium Oxide Nanosheets for Optoelectronics

High-mobility p-type semiconducting two-dimensional β-TeO2

Summary: Bilayer beta tellurium dioxide nanosheets were successfully synthesized through surface oxidation of tellurium and selenium mixture, demonstrating high-mobility p-type semiconductor properties. These nanosheets have potential applications in transistor fabrication, showing p-type switching with a high on/off ratio and field-effect hole mobility of up to 232 cm(2) V-1 s(-1) at room temperature. The carrier mobility reached even higher values of 6,000 cm(2) V-1 s(-1) on cooling to -50 degrees C, indicating promising prospects for high-speed and energy-efficient transparent electronics.

Gas-mediated liquid metal printing toward large-scale 2D semiconductors and ultraviolet photodetector

Summary: This study presents a gas-mediated fabrication method for centimeter-scale 2D semiconductors and ultraviolet photodetectors using liquid metal-based printing. The research demonstrates the feasibility of directly printing various large-scale 2D materials at ambient air, providing a fast, generic, clean, and scalable technique for manufacturing 2D semiconductors. By exploring the electrical properties and developing low-cost processes, the study successfully creates high-performance fully printed Ga2O3/Si heterojunction photodetectors with excellent sensibility and rapid photoresponse times, offering a feasible approach for mass production of high-performance ultraviolet photodetectors and suggesting a promising direction for large-scale 2D photoelectronic and electronic systems in the future.

Yellow emission from vertically integrated Ga2O3 doped with Er and Eu electroluminescent film

Summary: A bright yellow light from vertically integrated LED is achieved by depositing multilayer structured Er and Eu doped Ga2O3 films on different substrates using pulsed laser deposition. The yellow emission is driven at a low voltage of 10V and originates from the simultaneous excited emission of Er3+ and Eu3+ ions. This work provides a potential pathway for developing low-voltage driven color LED utilizing rare earth doped Ga2O3 films.
