ON THE DESIGN OF PIEZOELECTRIC MEMS MICROSPEAKER WITH HIGH FIDELITY AND WIDE BANDWIDTH

Summary: This study introduces a innovative piezoelectric MEMS microspeaker composed of a cantilever-plate actuator, central-diaphragm, and connecting meandering-springs. Key features include: (1) cantilever-plate actuator supplying high actuation force with simple electrical routing, (2) central-diaphragm constructed from a simple Si layer structure for relatively flat piston motion, (3) connecting meandering-spring transmitting actuation force to central-diaphragm while minimizing thin film residual stresses. The design achieves large out-of-plane displacement of the central-diaphragm and ensures good THD response of the microspeaker excited by the cantilever-plate actuators. Measurements demonstrate that the design has a maximum SPL of 123 dB and a full-range bandwidth of 80 dB (20 Hz to 20 kHz) with overall THD below 7% under 0.707 V-rms+10 V-DC driving voltage in a standard ear simulator.

A PIEZOELECTRIC MEMS SPEAKER WITH STRETCHABLE FILM SEALING

Summary: This paper presents a solution to the acoustic short circuit issue of piezoelectric MEMS speakers by sealing the slits between the actuators with a stretchable film. With the use of a 15 mu m thick stretchable film made of polydimethylsiloxane (PDMS), the speaker's sound pressure level (SPL) at 20 Hz increases by approximately 15 dB. Compared to alternative solutions using plastic film sealing, the proposed method preserves the high sensitivity and resonant frequency of the speaker due to the low Young's modulus of the stretchable film, allowing for unconstrained bending of actuator diaphragms. The PDMS sealed MEMS speaker demonstrates a flat SPL curve at low frequencies with less than 5 dB variation from 20 Hz to 1 kHz and exhibits excellent total harmonic distortion (THD) performance below 1% across most of the audible frequency range. Moreover, this PDMS sealed MEMS speaker is compatible with the standard reflow process and can be universally applied to other MEMS speakers.

MONOLITHIC INTEGRATION OF PZT ACTUATION UNITS OF VARIOUS ACTIVATED RESONANCES FOR FULL-RANGE MEMS SPEAKER ARRAY

Summary: This study demonstrates the concept of integrating piezoelectric actuated structures of different natural frequencies on an SOI wafer to achieve a full-range MEMS speaker array. The research focuses on leveraging micromachining technology to enhance the performance of the microspeaker by designing, fabricating, and integrating multiple PZT actuation units on a single chip. It also proposes a novel design of driving electrodes to activate different resonant modes, resulting in increased SPL at low, medium, and high frequencies. With 3.5 Vrms driving voltage, the proposed microspeaker achieves SPL higher than 81dB in the full audio range and even larger than 90 dB from 60 Hz to 15 kHz, as measured in a standard ear simulator.

Ultrahigh-Sensitivity Piezoelectric AlN MEMS Speakers Enabled by Analytical Expressions
