Communication-Electron-Beam Stimulated Release of Dislocations from Pinning Sites in GaN

Summary: To achieve low leakage in GaN-based power devices and improve reliability in optoelectronic devices, reducing the dislocation density in GaN epitaxial layers is necessary. This study investigates the effect of electron-beam irradiation on the displacement of freshly introduced dislocations in GaN and finds that they can be displaced up to distances of 10-15 μm from the beam position. The analysis suggests that the existence of a large density of pinning defects is the main factor limiting the dislocation displacement in GaN.

Comparative study on the nanomechanical behavior and physical properties influenced by the epitaxial growth mechanisms of GaN thin films

Summary: This study investigated the effects of carrier gas on the nanomechanical properties of GaN thin films grown on sapphire substrates using MOCVD. It was found that films deposited with H-2 as the carrier gas exhibited lower hardness and Young's modulus compared to those deposited with N-2. Additionally, different fracture and deformation behaviors were observed between the two types of films.

Cathodoluminescence and EBIC investigations of stacking fault expansion in 4H-SiC due to e-beam irradiation at fixed points

Summary: The effect of e-beam irradiation on stacking fault expansion in 4H-SiC was investigated. The study revealed that the range of e-beam influence on partial dislocation glide was limited and unaffected by dislocation length. Fixed point irradiation was used to separate carrier effects on kink formation and migration. The results imply a small migration barrier for kinks along Si-core 30 degrees partial dislocations in 4H-SiC.

Kink Migration along 30° Si-Core Partial Dislocations in 4H-SiC

Summary: The expansion of single-layer Shockley-type stacking faults (SSF) in 4H-SiC due to irradiation has been studied. It is found that the focused e-beam enhances the glide of 30 degrees Si-core partial dislocations at room and liquid nitrogen temperatures within a certain distance. The velocity of the dislocations remains constant regardless of their length, and the velocity is determined by the double kink generation rate.

Size of dislocation patterns induced by Vickers indentation in hydride vapor-phase epitaxy GaN

Summary: In this study, 3D dislocation structures induced by Vickers indentation were investigated using various analysis techniques, and the geometric similarity between the dimensions of the dislocation structures and the imprint size was confirmed. The results suggest that the dimensions of the dislocation structures can be estimated by measuring the width of the scratch, enabling the development of low-cost GaN wafers free of affected layers.

Dislocations introduced in n-GaN at room temperature cause conductivity inversion

Summary: By scratching the surface of n-GaN films, dislocations were introduced and observed to propagate along the <11-20> directions forming a region with high dislocation density. This region exhibited a decrease in intensity of bandedge cathodoluminescence band at 368 nm, an emergence of the dislocation-related band at 400 nm wavelength, and an increase in intensity of the yellow CL band related to defects.

Estimations of Activation Energy for Dislocation Mobility in p-GaN

Summary: The study found that star-of-David-like rosettes can form in p-GaN even at room temperature, while in n-GaN, they require temperatures exceeding 573K. The activation energy for dislocation glide in p-GaN is lower than in n-GaN, resulting in a decrease in peak intensities in dislocated regions.

Study of Wide-Gap Semiconductors Using Electron-Beam Induced Current Method

Summary: The studies on wide-gap semiconductor materials using EBIC method were reviewed, analyzing the main methods for measuring the diffusion length of nonequilibrium carriers and discussing the reliability of obtained values. The possibilities of EBIC for detecting dislocations, studying their recombination activity, achieving high lateral resolution, and the influence of irradiation on electrical and optical properties were demonstrated. The results of studying recombination-enhanced dislocation glide under electron-beam irradiation in GaN and 4H-SiC were presented.
