Summary: This study reveals that fast near-interface traps are the main cause of poor inversion channel mobility in nitrided SiC metal-oxide-semiconductor-field-effect-transistors. The analysis shows a suppression of slow near-interface traps after nitridation, while a high density of fast near-interface traps is enhanced by the nitridation process.
